摘要: PROBLEM TO BE SOLVED: To enable a surface-emitting type laser for operating at a high speed by providing a capacitance reducing layer, which reduces the capacitance without outwardly scattering the emitted light. SOLUTION: A surface-emitting type layer is constituted by successively forming an n-type first multilayered reflecting mirror 3 formed by alternately laminating GaAs layers and Ga0.7Al0.3As layers upon another, an active layer 4, and a p-type second multilayered reflecting mirror 7 formed by alternately laminating GaAs layers and Ga0.7Al0.3As layers on a semiconductor substrate 2 and providing a current constricting layer 5, formed by oxidizing a prescribed area of the joint surface 5a of an AlAs layer, which is farther from the active layer 4 between the second reflecting mirror 7 and active layer 4 and a capacitance reducing layer 6, formed by selectively oxidizing a plurality of GaAlAs layers, in such a way that the oxidized regions become narrower than the current constricting layer 5 between the layer 5 and second reflecting mirror 7. Consequently, the scattering of the light emitted from the active layer 4 at the boundary surfaces between the oxidized regions and non-oxidized regions of the GaAlAs layers constituting the capacitance reducing layer 6 is prevented.

摘要: PROBLEM TO BE SOLVED: To prevent a form degradation from generating during crystal grow of a compound semiconductor layer, by including a mark body as a positioning mark by a protecting layer which hardly reacts with constituting substance in the compound semiconductor layer. SOLUTION: A compound semiconductor layer 2 is made crystal grow on a compound semiconductor substrate 1, and a lower part protecting layer 3, which is composed of such silicon oxide as to hardly react with the compound semiconductor, is formed so as to include a form of a positioning mark to expect forming. Additionally, a mark body 4 is formed by material such as gold having a large atomic number which is fitted to generate a detecting signal for positioning, and an upper part protecting layer is formed by same material as the lower part protecting layer 3 on the mark body 4 to perfectly wrap the mark body 4 by the lower part protecting layer 3 and the upper part protecting layer 5. By the means very fine machining and compound semiconductor growing are repeated by an electronic beam exposure, and a fine semiconductor structure can be formed.

摘要: PROBLEM TO BE SOLVED: To enable an ultramicro device to recover its movable part from stiction, by a method wherein a functional device is equipped with a movable part on a board, and a part of the movable part fastened to the board is heated by a heating element so as to separate the movable part fastened to the board from the board. SOLUTION: A device 1 is equipped with a cantilever 3 formed on a board 2, and an electric power is applied to electrodes to operate the cantilever 3. When the cantilever 3 is fastened to the board 2 or a stiction occurs between the cantilever 3 and the board 2, a current is applied to a resistor 4 through the electrodes 5a and 5b. When the part of the cantilever 3 fastened to the board 2 is heated, thermal vibrations are generated in a crystal lattice on the surface of the part of the cantilever 3 fastened to the board 2. Atoms fastened to each other are separated from each other by thermal oscillations, and, as a result, the cantilever 3 is separated from the board 2. As mentioned above, a micro device equipped with a movable part such as a micro machine is provided with a repairing means for recovering the movable part from stiction, whereby the movable part can be easily repaired without an expensive equipment.

摘要: PROBLEM TO BE SOLVED: To extract plutonium to an organic phase so that plutonium and neptunium are mutually separable by emitting an ultraviolet ray while mixing a nitric acid solution containing plutonium and neptunium with the organic phase containing tributyl phosphate. SOLUTION: When a valency regulating process for emitting an ultraviolet ray to a mixture containing plutonium and neptunium in a nitric acid solution to regulate the valencies of plutonium and neptunium and an extracting process for extracting plutonium and neptunium from the mixture to an organic phase by use of the organic phase containing tributyl phosphate are simultaneously performed, plutonium is extracted to the organic phase, and plutonium and neptunium are mutually separated. When the valency regulating process is performed before the extracting process, plutonium and neptunium are coextracted to the organic phase, and the mutual separation or coextraction of plutonium and neptunium can be performed only by selectively setting the timing of the extracting process to the same time as the valency regulation or after it.

SOLUTION: Neutrons are generated by making mμ mesons enter the envelope 3 of a radiation detector made of lead. The neutrons enter an NaI (T1) crystal 1 constituting a scintillator and generate gamma rays through a neutron capture reaction. By measuring the gamma rays, the radiation detector is inspected for nonuniformity.

摘要: PURPOSE:To obtain a new quaternized poly(isoquinolinediyl) polymer which undergoes color change through a redox reaction and is soluble in a solvent by removing two hydrogen atoms from a quaternary isoquinoline comprising an N-alkylated fused heterocyclic compound. CONSTITUTION:A poly(isoquinolinediyl) polymer derived by removing hydrogen atoms at two arbitrary positions of isoquinoline and having repeating units of formula I (wherein X is 5 or greater) is reacted with an alkyl halide to produce a quaternized poly(isoquinolinediyl) polymer having the ring nitrogen atoms quaternized and consisting of repeating units of formula II (wherein R is alkyl; X is halogen; and m+n is 5 or greater). This polymer is soluble in inorganic and organic solvents, can be formed into fiber and film, and reversibly exhibits a distinct color change through a chemical or electrical redox reaction. Therefore it can be utilized for an electrochromic element and a reduction catalyst.

One detection output is input to a frequency stabilization circuit 9, thus fixing and controlling the frequency of a semiconductor laser to a resonance frequency. A gyro output is obtained from a DBM 13.

摘要: PURPOSE:To obtain the new subject polymer electrically conductible by electrochemical doping, exhibiting high stability in air and having solubility to organic solvents by polymerizing a specific dihalogenated aromatic compound by a specific method. CONSTITUTION:A dihalogenated aromatic compound of formula I (R is >=3C alkyl; X is halogen) is made to react with a metal or metallic compound having dehalogenating ability (e.g. Mg) in the presence of a nickel compound [e.g. tris(2,2'-bipyridine)nickel bromide]. Thereby, the compound of formula I is polymerized by dehalogenation of halogen atoms at two positions of the compound of formula I to provide the objective polymer of formula II [(n) is >=50]. Furthermore, this compound of formula I is obtained by reacting, e.g. 2-amino- methylpyridine with n-butyllithium and trimethylsilyl chloride and then alkylating the product and halogenating the alkylated compound of formula III in two steps.
