Tetrakis(trimethylsilyl)silane is prepared by reacting tetrachlorosilane with chlorotrimethylsilane in the presence of lithium metal, adding a compound with active proton(s) to the reaction mixture for treating the residual lithium metal therewith while maintaining the mixture neutral or acidic, and separating tetrakis(trimethylsilyl)silane from the organic layer. The residual lithium metal is treated in a safe and simple manner. Reaction of the tetrakis(trimethylsilyl)silane with an alkyl lithium or alkali metal alkoxide, followed by acid hydrolysis, affords tris(trimethylsilyl)silane. The desired compounds are prepared in high yields and on an industrial scale.

A novel monofunctional monomer having a cage oligosiloxane structure is represented by formula (1) wherein X is a polymerizable oxygen-containing C1-C40 group, R1 is a C1-C20 saturated hydrocarbon group, C6-C20 aromatic hydrocarbon group, C1-C20 organoxy group or halogen atom, and R is a non-polymerizable monovalent C1-C40 hydrocarbon group which is optionally halogenated. The monomer has improved compatibility with various solvents and polymerizable monomers. A method for preparing the same is also provided.

By treating an inorganic material with the alkoxysilane compound having ether linkage and two fluoroalkyl groups, high water and oil repellency and high sliding properties are imparted to the inorganic material. The alkoxysilane compounds are easily purified, owing to enhanced volatility by the branched structure.

In this method, a halogenated siloxane compound represented by the following general formula (1): or the following general formula (2) wherein R1, R2, R3, and R4 are independently hydrogen atom, a monovalent hydrocarbon group containing 1 to 8 carbon atoms, or a siloxy group represented by OSiR5R6R7 wherein R8, R6, and R7 are a monovalent hydrocarbon group containing 1 to 8 carbon atoms, X is a halogen atom, n is an integer of 1 to 10, a is 0, 1, or 2, and b is an integer of 2 to 9; is reacted with a cyanate salt represented by the following general formula (3): Mm+(OCN)m (3) wherein M represents an alkali metal or an alkaline earth metal, and m is 1 or 2.
