Provided is a residual stress estimation method and a residual stress estimation device which are capable of setting an appropriate analysis range without depending on a user's experience. The residual stress estimation device displays analysis results in which strain generated in a structure is analyzed. A user determines a position and a size of an analysis range based on the analysis results, and inputs the determined position and size of the analysis range and a measured value of residual stress of a cut piece of the structure at a measurement point to the residual stress estimation device. The residual stress estimation device estimates distribution of inherent strain in the analysis range to approximate the inherent strain distribution obtained from the input measured value of the residual stress of the cut piece, thereby estimating the residual stress of the structure based on the inherent strain.

A method and apparatus for determining a mode of failure of a bond between an electrically conductive ball deposit and a substrate when breaking the ball deposit off of the substrate. The method and apparatus utilize tool force and displacement values to plot a force/displacement curve. The force/displacement curve is used to calculate the energy necessary to break the ball deposit off of the substrate. The energy value of a portion of a force/displacement curve is selected by reference to a peak force. In one preferred embodiment, this energy value is compared with a predetermined reference energy value to indicate a mode of failure. The peak force is preferably the maximum peak force, hi the preferred embodiment, the method and apparatus distinguish between a ductile failure mode and a brittle failure mode.

Die Erfindung betrifft ein Verfahren zur Bestimmung einer Molekulargewichtsverteilung in einem Polymer. Wird ein Polymer hergestellt, so entstehen Ketten unterschiedlicher Länge. Entsprechend ergibt sich eine Verteilung der Molekulargewichte der Ketten eines Polymers. Es ist Aufgabe der Erfindung, die Molekulargewichtsverteilung im Vergleich zum Stand der Technik verbessert ermitteln zu können. Die Aufgabe der Erfindung wird gelöst, indem numerisch zur Verfügung stehende Ausgangsdaten G * (ω), also das Frequenz abhängig gemessene komplexes Schermodul oder die hieraus konstruierte Masterkurve, durch eine analytische Funktion beschrieben werden. Auf diese Weise steht in verbesserter Form eine genaue Kenntnis des Relaxatiansverilaltens zur Verfügung und zwar vor allem auch bei längeren Reiaxationszeiten. Dies ermöglicht eine zutreffende Ermittlung des Relaxationszeitspektrums und damit eine grundsätzlich zutreffendere Berechnung der Molekulargewichtsverteilung.
