When using the photosensitive composition according to the present invention, amine produced from the photobase generating agent by photo-decomposition is distributed at the upper portion and both side portions of a photoresist, and the damage of the photoresist by a developing solution is prevented. Thus, by the black matrix pattern is formed by using the photosensitive composition of the present invention, a uniform black matrix pattern over an entire area may be formed when, for example, minute patterns of 6 μm or less is formed, without generating the loss of the upper portion of the pattern or the decrease of thickness at the edge area of a substrate.
