    摘要: A heterojunction bipolar transistor is doped in the sub-collector layer (20) with phosphorus (24). The presence of the phosphorus causes any interstitial gallium (22) to be bonded (26) to the phosphorus (24) and move to a lattice site. The result is that the interstitial gallium does not diffuse to the base layer and thus does not cause the beryllium to be displaced and diffused. Instead of doping with phosphorus, a layer including phosphorus can also be utilized.

    摘要: A method of manufacturing a HEMT IC using a citric acid etchant. In order that gates of different sizes may be formed with a single etching step, a citric acid etchant is used which includes potassium citrate, citric acid and hydrogen peroxide. The wafer is first spin coated with a photoresist which is then patterned by optical lithography. The wafer is dipped in the etchant to etch the exposed semiconductor material. Metal electrodes are evaporated onto the wafer and the remaining photoresist is removed with solvent.

    摘要: The reflective mesh material that forms the reflector in a foldable perimeter truss antenna is remotely adjusted to shape using remotely controlled stepper motors carried on the truss. Connected to the end of the catenaries, which shape and support the pliant reflective mesh material on the truss, the stepper motors adjust the tension on the catenaries and thereby change its shape. An RF receiver and electronic controller associated with each stepper motor receives the tension command information from a remote source and controls the stepper motor in accordance with that information.

    摘要: This disclosure describes an electronic support measures (ESM) system for estimating the angle of arrival of a signal which impinges on an array of antennas configured in a straight line. The antennas in the array are spaced such that the distances from the interior antennas to one of the end antennas--in terms of units of a reference length ξ-are relatively prime. The system does not require a priori knowledge of the signal radio frequency. In order to enhance the computational efficiency and ability of the system, a Diophantine processing algorithm is utilized. The set of antenna spacings is selected based upon minimizing the probability that this algorithm produces an ambiguity error in the estimated angle of arrival. The computational efficiency of the system is improved relative to current systems, as it requires only N 2 real multiplications, where N+1 is the number of antennas in the array. The required N 2 real multiplications can be realized in non-interacting pipelined parallel paths, leading to reduced latency of angle estimation. As such, the ESM system in accordance with the present invention is adapted to be used in various avionics applications that were heretofore beyond the computational processing ability of known systems.

The EUV source (50) forces a liquid (58), preferably Xenon, through a nozzle (64), instead of forcing a gas through the nozzle. The geometry of the nozzle (64) and the pressure of the liquid (58) through the nozzle (54) atomizes the liquid (58) to form a dense spray (70) of droplets (72). Because the droplets (72) are formed from a liquid, they are larger in size, and are more conducive to generating EUV radiation. A condenser (60) is used to convert gaseous Xenon (54) to the liquid (58) prior to being forced through the nozzle (64).
