An ultrasonic wave is output from an ultrasonic sensor (14) to the grinding layer (72) via grinding fluid (20). An ultrasonic measuring device control unit (34) calculates a thickness of the grinding layer (72) on the basis of a sonic velocity in the grinding layer (72) and an arrival time difference between a reflected wave from a surface of the grinding layer (72) and a reflected wave from a surface of the outer periphery of the core (71). A grinding process and a truing process are controlled on the basis of an outside diameter of the grinding wheel (7), which is calculated on the basis of the measured thickness of the grinding layer (72) and an outside diameter of the core (71).

Mittels eines solchen Sensors (10) lassen sich Geräusche oder Schwingungen erkennen, welche beim Eingreifen und/oder Bearbeiten des Werkstückes (6) durch das Werkzeug (5) erzeugt werden. Durch die Auswertung der Signale dieses Sensors (10) kann damit die Position des Spindelhalters (1) im Moment des Berührens des Werkzeuges (5) mit dem Werkstück (6) durch die Werkzeugsteuerung festgestellt werden und aufgrund dieser Information beispielsweise eine vordefinierte Eintauchtiefe des Werkzeuges (5) resp. der Werkzeugebene reproduzierbar gesteuert werden.

The apparatus includes an acoustic sensor (19) adapted to detect the acoustic signals generated by contact between the grinding-wheel and the piece (13) to be machined, and a force-detecting sensor (21) adapted to detect the force applied between grinding-wheel and piece during the machining. The method includes processing signals provided by both the sensors, to define time intervals (ti-tf) on the basis of the signals (SA) of the acoustic sensor, and to monitor the signals (SF) of the force-detecting sensor in the so-defined intervals.

Acoustic emission samples for a chemical mechanical polishing process are acquired and analyzed using a Fourier transform (128) to detect wafer vibrations characteristic of scratching. When excess noise levels are detected at frequencies or within frequency bands being monitored, the polishing process is halted and an alarm is generated for the operator. Such in-situ detection minimizes damage to the wafer (116) being polished and limits the damage to a single wafer rather than a run of wafers. Polish endpoint detection may be integrated within the scratch detection mechanism.
