The method also includes firing the conductive paste at a temperature above approximately 700 degrees Celsius to form a conductive contact for the polycrystalline silicon feature. The method also includes, subsequent to firing the conductive paste, forming an anti-reflective coating (ARC) layer on the polycrystalline silicon feature and the conductive contact. The method also includes forming a conductive structure in an opening through the ARC layer and electrically contacting the conductive contact.

The method includes forming a fin structure with alternating first and second nanostructure elements on a substrate. The method also includes etching edge portions of the first nanostructure elements in the fin structure to form spacer cavities, and depositing a spacer layer on the fin structure to fill the spacer cavities. Further, treating the spacer layer with a microwave-generated plasma to form an oxygen concentration gradient within the spacer layer outside the spacer cavities and removing, with an etching process, the treated portion of the spacer layer. During the etching process, a removal rate of the etching process for the treated portion of the spacer layer is based on an oxygen concentration within the oxygen concentration gradient.

Methods for fabricating SiC MOSFETs using channeled ion implants are disclosed. By aligning the workpiece such that the ions pass through channels in the SiC hexagonal crystalline structure, it is possible to achieve deeper implants than are otherwise possible. Further, it was found that these channeled implants can be tailored to achieve box-like dopant concentrations. This allows channeled ion implants to be used to create the current spreading layer of the MOSFET, which is conventional fabricated using epitaxial growth. Further, these channeled implants can also be used to create the shields between adjacent transistors. Additionally, the use of channeled implants allows a reduction in the number of epitaxially growth processes that are used to create super junction MOSFETs.

Differences between the copied complete set of DNS records of the synchronization data store and the snapshot of the complete set of DNS records are identified. The synchronization data store is updated with the differences and a determination is made as to whether the differences should be implemented at a second data center. When the differences should be implemented at the second data center, the differences are propagated to the second data center, otherwise they are not.

Techniques are discussed for controlling a vehicle, such as an autonomous vehicle, based on occluded areas in an environment. An occluded area can represent areas where sensors of the vehicle are unable to sense portions of the environment due to obstruction by another object. An occlusion grid representing the occluded area can be stored as map data or can be dynamically generated. An occlusion grid can include occlusion fields, which represent discrete two- or three-dimensional areas of driveable environment. An occlusion field can indicate an occlusion state and an occupancy state, determined using LIDAR data and/or image data captured by the vehicle. An occupancy state of an occlusion field can be determined by ray casting LIDAR data or by projecting an occlusion field into segmented image data. The vehicle can be controlled to traverse the environment when a sufficient portion of the occlusion grid is visible and unoccupied.

A Doppler effect on range is determined based on combining the matched pair of ranges. A device is operated based on the Doppler effect.

A synthetic-aperture radar (SAR) antenna emits radar pulses and receives their reflections. SAR is typically used on a moving platform, such as an aircraft, drone, or spacecraft. Since the position of the antenna changes between the time of emitting a radar pulse and receiving the reflection of the pulse, the synthetic aperture of the radar is increased, giving greater accuracy for a same (physical) sized radar over conventional beam-scanning radar. The pulse data is processed, using a backprojection algorithm, to generate a two-dimensional image that can be used for navigation. The order in which the SAR data is processed can impact the likelihood of cache hits in accessing the data. Since accessing data from cache instead of memory storage reduces both access time and power consumption, devices that access more data from cache have greater battery life and range.
