    摘要: A method of manufacturing a semiconductor structure, which comprises the steps of: providing a substrate, forming a fin on the substrate, which comprises a central portion for forming a channel and an end portion for forming a source/drain region and a source/drain extension region; forming a gate stack to cover the central portion of the fin; performing light doping to form a source/drain extension region in the end portion of the fin; forming a spacer on sidewalls of the gate stack; performing heavy doping to form a source/drain region in the end portion of the fin; removing at least a part of the spacer to expose at least a part of the source/drain extension region; forming a contact layer on an upper surface of the source/drain region and an exposed area of the source/drain extension region. Correspondingly, the present invention also provides a semiconductor structure. By forming a thin contact layer in the source/drain extension region, the present invention can not only effectively reduce the contact resistance of the source/drain extension region, but also effectively control the junction depth of the source/drain extension region by controlling the thickness of the contact layer, thereby suppressing the short channel effect.

    摘要: A method for synthesizing a medical grade biodegradable material, poly(lactic-co-glycolic acid), copolycondensation of lactic acid and glycolic acid catalyzed by biomass creatinine. The present invention uses commercialized creatinine (a type of biomaterial organic guanidine compounds—the arginine metabolite creatinine (CR) in human body) as the catalyst and industrial lactic acid (LA, mass content 85%, aqueous solution) and glycolic acid (GA, 95%) as the monomer to synthesize the high biosafety of medical poly(lactic-co-glycolic acid) in terms of two steps polycondensation without solvent. The method of the present invention has the following characters: green technology is used, raw materials required are low in costs, operation is simple and convenient, and it is easy for industrialization; the catalyst, creatinine, used in the invention has high biocompatibility and biosafety, and no cytotoxicity; the poly(lactic-co-glycolic acid) synthesized is free of any metal and other toxic residues; Further, the molecular weight distribution for all synthesized products is narrow and the molecular weight is controllable within 1.8-17.7×104; and the poly(lactic-co-glycolic acid) synthesized is suitable for use as implantable material for hard tissue repair, surgical sutures, and the carrier for targeting drugs and controlled release drugs.

    摘要: A method for controlling a device responsive to an audio signal captured using an audio sensor. A data processor is used to automatically analyze the audio signal using a plurality of semantic concept detectors to determine corresponding preliminary semantic concept detection values, each semantic concept detector being adapted to detect a particular semantic concept. The preliminary semantic concept detection values are analyzed using a joint likelihood model based on predetermined pair-wise likelihoods that particular pairs of semantic concepts co-occur to determine updated semantic concept detection values. One or more semantic concepts are determined based on the updated semantic concept detection values, and the device is controlled responsive to identified semantic concepts. The semantic concept detectors and the joint likelihood model are trained together with a joint training process using training audio signals, at least some of which are known to be associated with a plurality of semantic concepts.

The at least one predictive model was trained using historical creditworthiness data of a plurality of consumers subjected to a plurality of financial events. In addition, the at least one predictive model associates the historical creditworthiness data of the individual with matching states for each of a plurality of pre-defined performance behaviors—with each pre-defined performance behavior having at least two corresponding states. The responsibility score can be later provided to a user (e.g., persisted, transmitted, displayed, etc.). Related apparatus, systems, techniques, and articles are also described.
