In a conventional system in which a structured document is uploaded, and a server performs layer management by dividing the structured document into page units, the user must designate a layer management instruction or must prepare for another batch designation file after uploading. In a document processing system according to this invention, the user assigns three layer attributes “upper”, “lower”, and “equal” to arbitrary pages of a structured document as annotations in advance before uploading, and a server automatically reads layer instructions of the annotations upon uploading and performs layer management according to the contents of the instructions.

A print job icon symbolically representing a print job and printer icons symbolically representing a plurality of printers are displayed on the screen of a display in an information processing apparatus. When a command to transfer the print job icon is issued, whether a requested print job can be transferred to any printer is easily determined. When the print job is selected, the information processing apparatus easily discriminates between a printer able to output the print job and a printer unable to output the print job.

When a Levenson phase-shift mask is manufactured, the relationship of optical conditions (numerical aperture, partial coherence factor, and others) of an optical system of an exposure device used for exposure and a mask structure (amount of excavation of a substrate, thickness of a phase shifter, or the like) with displacement of a pattern to be transferred by exposure is sought by simulation, and optical conditions and a mask structure that limit displacement of the pattern within a required range are selected, taking manufacturing errors of the mask into consideration. Then the selected optical conditions and mask structure are examined to determine whether they ensure a desired exposure tolerance and a desired focal depth, and this procedure is repeated until an acceptable result is obtained. Once an acceptable result is obtained, the optical conditions and the mask structure are employed to fix the exposure device to the determined optical conditions and actually start fabrication of the mask having the determined mask structure. Thereby, upon exposure using the phase-shift mask, displacement of the transfer pattern is minimized, which results in improvement of the transfer positional accuracy, while ensuring a lithography process tolerance.

For the purpose of a sufficient exposure tolerance and a sufficient lithographic process tolerance like the depth of focus while reducing the line width difference due to the pattern density of a resist pattern, correction is made to the overlapping width a1 of a translucent region of a phase shift mask and a shading region of a binary mask used upon high-resolution exposure (isolated pattern), the overlapping width a2 (L/S pattern), line width b1 in a phase shift mask (isolated pattern) and the line width b2 (L/S pattern) toward decreasing the line width difference among resist patterns when a resist pattern having patterns like an isolated pattern and an L/S pattern that are different in pattern density.

Environments of various devices such as an image input device are effectively used as a commonly used resource (shared resource) on a network can be simply set without any loss. In an information processing apparatus provided on a network, a CPU checks as to whether or not a device is locally connected to this information processing apparatus, and then notifies this check result to a management device provided on the network. This management device judges as to whether or not a server program of a common system is installed in a terminal apparatus based on a content of a notification issued from this terminal apparatus. In accordance with this judgement result, the management device installs this server program to this terminal apparatus. Furthermore, in an information processing apparatus having a client function with respect to the server program, when this server program is present on the same node on the network, the information processing apparatus is automatically controlled so as to directly communicate, whereas so as to communicate via a network when this server program is present on another node.

An object of the present invention is to enable a pattern exposure with high resolution, while assuring the process tolerance in a pattern of different density on the same layer, in the pattern exposure. A pattern exposure system, comprising: a pattern data input unit (11); a pattern detecting unit (12) for detecting a pattern portion having the same density based on the pattern data; a processing simulating means (14) for simulating the exposure by use of an exposure condition relative to each pattern portion detected from said pattern detecting unit (12); a condition setting unit (15) for defining a condition for exposure according to the simulation; a judging unit (16) for judging a pattern portion having the minimum tolerance; a mask bias operating unit (16) for calculating to adjust the other pattern portions to the optimum condition for the pattern portion judged to have the minimum tolerance by said judging unit (16) and operating the mask bias for making the tolerance maximum; and an output unit (18), which enables a pattern exposure with high resolution, while assuring the process tolerance in a pattern of different density on the same layer, by adopting the process of diving a desired exposure pattern into pattern portions of the substantially same density and extracting the same portions.

Dewatering process in the operation of a totally automated washing machine, centrifugal dewaterer and the like is controlled by monitoring the dewatering rate to determine whether the initial instability period due to motor vibrations, etc. has past. The time to terminate the process is computed on the basis of timer reading at the end of such instability period and this information is kept and utilized later even if the operation is interrupted and restarted during a process so as to prevent errors in estimating the time to terminate the dewatering process.

If a user selects the received job from an MFP, and if it is necessary to access the APSS, the PODSS notifies the MFP of the access information.
