An EUV radiation source device with a chamber that is divided into a discharge space and a collector mirror space provided with EUV collector optics. Between them, an aperture component with an opening which is cooled is provided. First and second discharge electrodes are rotated. Sn or Li is irradiated with a laser. Pulsed power is applied between the first and second discharge electrodes to form a high density and high temperature plasma between the two electrodes so that EUV radiation with a wavelength of 13.5 nm is emitted, is focused by the EUV collector optics and is guided into the irradiation optical system of an exposure tool. There are a first pumping device and a second pumping device for pumping the discharge space and the collector mirror space. The discharge space is kept at a few Pa, and the collector mirror space is kept at a few 100 Pa.

A glowbottle starter switch for igniting gaseous discharge lamps in alternating current circuits. The glowbottle including a hermetically sealed glass envelope (7) containing a fill of an ionizable gas and having at least two lead wires (2,3) disposed therein and extending to the exterior of the envelope (7) and a bimetal switch (4) disposed on at least one of the lead wires (3). The switch (4) is arranged to move within a gap to contact the other of the lead wires (2). An electroluminescent light emitter including an electroluminescent phosphor (6 in FIG. 1) is disposed in optically-contiguous relationship with the glowbottle. The electroluminescent light emitter is arranged to be energized to emit light by electric fields produced by alternating voltage between the lead wires (2,3). Light emission causes a photoelectric emission of electrons from interior surfaces within the glowbottle envelope (7) to serve as initial electrons for electron avalanches promoting the ionization and breakdown of the gasses within the gap between electrodes (4, 2) of the glowbottle.

IN ONE EMBODIMENT THE IGNITOR ASSEMBLY COMPRISES A MECHANICALLY ACTUATED LEVER THAT IS PIVOTALLY MOUNTED IN THE ENVELOPE ARM AND IS MOVABLY SEALED THERETO BY A SYLPHON BELLOWS. IN ANOTHER EMBODIMENT THE IGNITOR ASSEMBLY IS RECIPROCALLY MOVABLE WITHIN THE SEALED ENVELOPE ARM AND INCLUDES AN IRON ARMATURE THAT IS MAGNETICALY ACTUATED BY AN EXTERIOR ELECTROMAGNET MOUNTED ON THE ARM.

An arc is initiated between a pair of hollow electrodes spaced a relatively substantial distance apart and contained at opposite ends in a quartz tube by passing a rod through the bore of one electrode and into the bore of the other electrode, establishing a swirling gas vortex about the rod sufficient to cause the rod to make continuous internal rotational contact with the bore of each electrode, and impressing thereafter a relatively low voltage across the electrodes while withdrawing the rod. The rod is connected to a piston assembly externally connected at one end of the torch.
