A process of making a sulfonated telechelic polycarbonate is described. A dihydroxy compound, a carbonate ester, and an activated ester of a sulfobenzoic acid salt are reacted together. The method results in a sulfonated telechelic polycarbonate which has a high percentage of sulfonated end groups, is soluble, and is transparent.

A sulfonated telechelic polycarbonate is described which is produced by melt synthesis. A dihydroxy compound is reacted with a sulfobenzoic acid salt, then with an activated carbonate. A thermoplastic composition comprises a sulfonate end-capped polycarbonate of formula: Z-S(O) 2 -O-(-L-) m -O-S(O) 2 -Z wherein each Z is independently an alkyl or aryl group, wherein -(-L-) m - is a polycarbonate linking group with m units of linking unit L, and wherein m is at least one. Methods of making the sulfonate end-capped polycarbonate and thermoplastic composition, and articles prepared therefrom, are also disclosed.
Abstract:
Anti-reflective compositions and methods of using these compositions to form circuits are provided. The compositions comprise a polymer dissolved or dispersed in a solvent system. Preferred polymers include polycarbonates, polysulfonyl esters, polycarbonate sulfones, and mixtures thereof. The compositions can be applied to a silicon wafer or other substrate to form a cured or hardened layer which is initially insoluble in typical photoresist developing solutions. Upon exposure to light, the cured or hardened layers become soluble in photoresist developing solutions so that the layer can be selectively removed along with the developed photoresist layer, thus eliminating the need for a separate removal step.

A diol from which a resin material having high processability and a high refractive index can be manufactured, a polycarbonate resin and a polyester resin which is a polymer of the diol, and a molded article and an optical element formed of the polymer. The diol is represented by the general formula (1) shown below; the polycarbonate resin and the polyester resin are polymers thereof; and the molded article and the optical element are formed of the polymers, wherein R1 and R2 each independently denote one of a hydrogen atom and an alkyl group having 1 or more and 6 or less carbon atoms; Q denotes one of an oxyethylene group, a thioethylene group and a single bond.

Bis(3,5-dialkyle-4-hydroxyphenyle) sulfone purifiee utile a la production d'un polymere de carbonate ameliore. Cette sulfone est precipitee par desammoniation d'une solution aqueuse puis elle est extraite de la solution surnageante. On obtient un produit qui possede un minimum d'impuretes de phenol sulfonique. Elle peut etre utilisee pour former un polymere de carbonate ayant des proprietes physiques ameliorees.
