The technique includes supplying a first etching gas which is β-diketone to the semiconductor layer and heating the semiconductor layer to remove an oxide of the indium constituting the natural oxide film; and supplying a second etching gas to the semiconductor layer and heating the semiconductor layer to remove an oxide of the element constituting the natural oxide film. By using the first etching gas, it is possible to remove the indium oxide even if the temperature of the semiconductor layer is relatively low. This eliminates the need to increase the temperature to a relatively high level when removing the natural oxide film.

The different materials can have different etch resistivities to be able to selectively etch one or more of the materials to create features and create cuts and blocks where specified. Etching using an etch mask positioned above or below this multi-line layer further defines a pattern that is transferred into an underlying layer. Having a mandrel of two or more layers of material enables one of those materials to be sacrificial such as when etching a spin-on reversal overcoat material that has filled-in open spaces, but leaves an overburden.

A conformal deposition process is then performed to deposit a conformal silicon liner layer on the sidewalls of the features and the exposed first surface of the substrate between the features. A flowable deposition process is then performed to deposit a flowable silicon layer over the conformal silicon liner layer. A curing process is then performed to increase silicon density of the flowable silicon layer. Methods described herein generally improve overall etch selectivity by the conformal silicon deposition and the flowable silicon deposition two-step process to realize seam-free gapfilling between features with high quality amorphous silicon film.

The multilayer seed layer removes the spin polarization of electrons from the write pole, which enables electrons reflected from the polarizer layer to become spin polarized, which creates the spin transfer torque on the magnetization of the free layer. As a result, the rate at which the drives experience soft media errors is slowed, lengthening their effective life.

A power-down discharger actively drives the discharge transistor after a power supply voltage drops below a threshold. The power-down discharger may include, or be coupled to, an internal capacitance that is charged when the power supply voltage is above the threshold, thereby storing sufficient energy for later driving of the discharge transistor. A diode is employed to ensure that the loss of power does not drain away the needed energy until after the discharge has been completed. One illustrative discharging method includes: sensing a condition indicative of power supply voltage loss for an integrated circuit; and actively driving the discharge transistor into a conducting state. The sensing may include driving the discharge transistor inversely to a signal from a pin.
