A method for controlling tuning current values provided to a multichannel laser source. For each operating laser channel, a desired slope value of laser power as a function of tuning current is stored. The slope values of laser power as a function of tuning current is then measured. The tuning current is then adjusted until a slope value substantially close to said desired slope value is measured. The operating tuning current is set for the laser source that corresponds to the measured slope value.

In practical WDM systems, the maximum SMSR for each channel does not necessarily occur where dP out /dI tun = 0. In fact, for most channels the maximum SMSR occurs at values of tuning current where this first derivative in not zero. In accordance with one aspect of the invention, a wavelength stabilized optical transmitter includes a DBR laser and a feedback loop for controlling the center wavelength of the laser, characterized in that the transmitter also includes a memory in which are stored the non-zero values of dP out /dI tune where the SMSR is a maximum for each of a multiplicity of different channel wavelengths and further includes a controller responsive to the stored values for delivering to the laser a level of tuning current that maximizes the SMSR for a particular channel wavelength.

In accordance with the invention, a laser includes a tunable grating incorporated within the laser cavity. The grating is configured to provide GVD at wavelengths far from the photonic bandgap thus providing GVD compensation and management of intracavity dispersion. The grating is operated in the transmission mode and is configured so that reflection from within the photonic bandgap does not significantly affect the lasing condition. The grating is tunable, permitting adjustment of the intracavity GVD. In a preferred embodiment, the grating is an apodized fiber Bragg grating within the cavity of a modelocked fiber laser. The GVD of the fiber grating can be tuned by axial strain.

A method for decreasing the diffusion of dopant atoms in the active region, as well as the interdiffusion of different types of dopant atoms among adjacent doped regions, of optoelectronic devices is disclosed. The method of the present invention employs a plurality of InAlAs and/or InGaAlAs layers to avoid the direct contact between the dopant atoms and the active region, and between the dopant atoms in adjacent blocking structures of optoelectronic devices. A semi-insulating buried ridge structure, as well as a ridge structure, in which the interdiffusion of different types of dopant atoms is suppressed are also disclosed.

A shunt capacitor is placed in parallel with the tuning section of a tunable electro-absorption modulated Distributed Bragg Reflector (DBR) laser. This reduces the electrical cross-talk between the modulator and tuning sections of the device. This reduction of electrical cross-talk results in a reduction of the wavelength chirp and therefore reduces the pulse distortion of a light wave traveling along an optical fiber.

An MQW laser comprises an active region in which a multiplicity of barriers each includes a doped barrier layer separated from its adjacent quantum well layers by undoped barrier layers. In a preferred embodiment, each barrier of an InGaAsP/InP SCH MQW laser includes a p-type (e.g., Be, Mg or C) delta-doped InGaAsP barrier layer sandwiched between a pair of undoped InGaAsP barrier layers. With suitable doping concentration and thickness of the delta-doped barrier layer, we have demonstrated MQW lasers with T o as high as 82 K.
