A cleaning apparatus provided with a mechanism for circulation of an air, of which humidity is controlled, characterized by a filter provided with zeolite and having a permeability, and a particle removing filter provided downstream of the filter for removing particulate impurities, the both filters being disposed in an air circulation path. The cleaning apparatus can remove gaseous organic impurities contained in an air circulating therein without decreasing a humidity of the air. Since the cleaning apparatus does not make use of activated charcoal which is combustible, it is excellent in disaster prevention, and enables arranging of the filter and the particle removing filter in a roof section of the cleaning apparatus.

An air cleaning apparatus such as a clean room or the like having an air circulation mechanism which circulates the humidity controlled air through a predetermined air circulation path, wherein the air circulation path is provided with a filter which has a hydrophobic zeolite layer formed on its base filter media surface and another filter which is disposed downstream from the filter having a hydrophobic zeolite layer and is used for removing particulate impurities contained in the circulating air. According to this air cleaning apparatus, gaseous organic impurities and particulate impurities contained in the air circulating in the air cleaning apparatus can be removed without lowering the humidity of the circulating air. Furthermore, since this air cleaning apparatus includes no activated charcoal which is inflammable, the apparatus is excellent from the standpoint of disaster prevention. Accordingly, the filters according to the invention and particle filters can be installed with safety in the ceiling portion of the air cleaning apparatus.

From this measurement, the degree of said contamination is judged by comparing the value of the surface resistivity or contact angle as measured immediately after rinsing the substrate, with the values of the same as measured after exposing the substrate to the objective atmosphere to be evaluated.

An apparatus which can neutralize charged bodies such as processed substrates for semiconductor devices and for flat display, free from electromagnetic noise, impurity contamination, and residual potentials. To process in a prescribed way a wafer (5) to be processed, the wafer (5) is, for example, moved from a pretreatment chamber (2) to a low pressure reaction chamber (3). In this case, a gas, which does not react on the wafer, such as nitrogen and argon, is introduced into the pretreatment chamber (2), and is kept under a predetermined pressure by a vacuum pump (15). Then, ultraviolet rays are projected in the pretreatment chamber (2) from an ultraviolet rays lamp (11) constituting a means for generating neutralization charges, and positive and negative floating charged particles (electrons and positive ions) are generated by exciting the atmosphere in the chamber (2). Since the charges are removed by projecting the ultraviolet rays from the outsides of a case (1) and the case (2) and moreover in a non- contact way, no electromagnetic noise is generated and the residual potentials are vanished too.
