PURPOSE:To perform efficiently the lining treatment and to improve the durability by fitting a subsupporting member to end part or the like of an internal pressure vessel and burying the whole parts of the subsupporting member together with a main supporting member into lining material. CONSTITUTION:The subsupporting member 7, 7', 7'' are used in a tip part 1, the corner parts 2,3 and a joint part 4 of a cyclone in combination with a main supporting member 6. The main supporting member 6 is welded to a plane part of shell or a bent part of large curvature radius in the prescribed intervals and the arrangement. The subsupporting member 7 used in the tip part 1 is e.g. a U-type and the subsupporting member 7' used in the rectangular corner part 2 is e.g. an L-type. Also the subsupporting member 7'' used in a obtuse angle-like corner part 3 is e.g. a chevron type. An indeterminate refractory 9 is lined so as to cover the whole parts of these main supporting member 6 and the subsupporting members 7, 7''.

PURPOSE:To simplify the entire part of a temp. controlling system, by providing hot plates which have internally flowing spaces for a heat medium, a single temp. controlling unit which controls the heat medium to a prescribed temp. and discharges the same, and a circulating line for the heat medium. CONSTITUTION:Plural sheets of hot plates 21-28 are disposed apart from each other at a prescribed spacing in a vertical direction in a vacuum chamber 1. Oil inflow ports 6 and oil outflow ports 7 communicating with flowing spaces 5 for a heat medium are respectively opened on the outside surfaces of the plates 21- 28. A single temp. controlling unit 16 which regulates the oil returned to an inlet 16a to a prescribed temp. and discharges the same through an outlet 16b is provided on the outside of the chamber 1. The unit 16 consists of a tank 17 for cooling, a cooler 18, a tank 19 for heating, a heater 24 and a pump 25. A forcing mechanism 28 is provided in the bottom part of the chamber 1.

PURPOSE:To obtain a steel having superior hydrogen attack resistance and superior allowable stress characteristics at high temp. and maintaining the high toughness even through stress relief annealing after welding by adding B and Cr to 1/2Mo or further adding Cu or Ni. CONSTITUTION:This steel consists of, by wt., 0.07-0.22% C, 0.05-0.50% Si, 0.10-0.95% Mn, 0.26-0.75% Cr, 0.45-0.60% Mo, 0.010-0.100% sol. Al, 0.00015-0.0010% B and the balance Fe with inevitable impurities or further contains >=1 kind of 0.10-0.50% Cu and 0.10-1.00% Ni. B enhances the hardenability during normalizing, and the lower limit or more of B is required, yet more than the upper limit of B deteriorates the toughness. Cr prevents carbide from coarsening during stress relief annealing and use, yet less than the lower limit of Cr produces an insufficient effect, and more than the upper limit of Cu deteriorates the weldability. Cu and Ni enhance the hardenability during normalizing, and they improve the strength and toughness, respectively, yet less than the lower limits of Cu and Ni do not produce the effects. More than the upper limit of Cu causes deterioration in the toughness, surface cracking and weld hot cracking, and more than the upper limit of Ni results in a higher cost.

본 발명은 웨이퍼 증착장비용 프로세스챔버 개폐장치에 관한 것이다. 이는, 챔버리드를 갖는 프로세스챔버의 챔버리드에 고정되는 상부링크브라켓과; 상부링크브라켓의 하부에 고정되는 하부링크브라켓과; 연결핀을 통해 하부링크브라켓에 링크되는 리드스크류와; 상부링크브라켓에 연결핀으로 연결되는 상부커넥터와; 상부커넥터에 고정된 상태로 리드스크류의 일부를 수용하는 리프팅파이프와; 리프팅파이프의 하단부에 고정되는 기어하우징과; 기어하우징의 밀폐공간내에 수용되는 워엄휠 및 워엄과; 기어하우징의 외측부에 설치되는 고정브라켓과; 고정브라켓에 고정되는 서보모터와; 서보모터의 회전력을 워엄으로 전달하는 커플러가 포함된다. 상기와 같이 이루어지는 본 발명의 웨이퍼 증착장비용 프로세스챔버 개폐장치는, 챔버리드의 개방각도를 다단으로 조절할 수 있으며, 더 나아가 입력된 각도에 도달했을 때 자동으로 정지하는 구조를 가져, 사용이 매우 편리하다. 또한, 기어하우징에 밀폐된 워엄 및 워엄휠을 채용하므로 동작 정밀성이 뛰어나고, 모터의 부하가 작아 저소음 운용이 가능하며 쇳가루가 날릴 염려가 없다.
