    摘要: An object of the present invention is to provide a technique for suppressing thermal disturbance of a phase change memory device having a three-dimensional structure. In the phase change memory device having a three-dimensional structure, a material having a high thermal conductivity is used as a gate insulation film of a MOS transistor for selection, and causes heat transmitted to a Si channel layer from a phase change recording film to successfully diffuse to a gate electrode. In this way, since heat generated from a recording bit diffuses to a non-selected bit adjacent to it, it is possible to suppress thermal disturbance. BN, Al2O3, AlN, TiO2, Si3N4, ZnO and the like are useful as a gate insulation film having a high thermal conductivity.

    摘要: An information memory device using an electromagnetic-wave resonance phenomenon is provided to achieve both high density and long-period storage of stored data. Memory cells are three-dimensionally arranged in the inside of a solid-like medium which is not contacted with a surface of the medium, and the memory cell has resonance characteristics to electromagnetic waves depending on the space coordinates of the memory cell. For the medium, a material is selected so that an electromagnetic wave having the resonance frequency of the memory cell. By observing absorption spectra of the irradiated electromagnetic wave or emission spectra after the absorption, three-dimensional space coordinates of the memory cell are calculated.

    摘要: An optical disk medium in which high density recording/reproducing is possible, an information recording method and an information reproducing method using it are provided. A pit composed of a phase change material and a recording film different from it are provided on an optical disk. The phase change pit has a pattern of a single frequency. A mark having a size on the same level as the phase change pit can be formed by melting a single phase change pit while recording and controlling the optical absorbance and the temperature of the recording film at the region. A single phase change pit is molten while reproducing. Since the optical characteristics of the molten region are different from the optical characteristics of other regions, only data at the molten region can be reproduced by a super-resolution effect.

    摘要: Disclosed herewith is a method for enabling fast and high density recording of information. A voltage is applied to a recording layer formed between a pair of electrodes. The distance between the pair of electrodes is set wider at one of land and groove areas of a subject optical disk and narrower at the other or the distance is set so that light absorption occurs only in either of the land and groove areas. The optical disk is also provided with a layer of which light absorption spectrum changes according to the application of an electric current, thereby absorbing the light. The new layer may be the recording layer itself or a layer adjacent to the recording layer. Because a heat generates only from a small area of the optical disk at the time of recording, the disk can be turned rapidly and permissively to the auto focusing and tracking offsets, thereby enabling fast and high density recording. The disk can thus be formed with easily selectable multiple layers.

    摘要: Etching properties are improved in a processing method of a phase change material in which the regions of one state are removed by etching to form a fine physical pattern. The phase change film is subjected to an advance treatment conducted before the etching, and this advance treatment uses water, an alkaline solution, an acid solution, or a surface-active agent. The regions to be removed by the etching are treated in the advance treatment to facilitate penetration of the etchant in the etching step so that complete removal is accomplished with no film residue. The advance treatment also improves etching resistance of the regions to be left unremoved. The process is thereby stabilized.
