PROBLEM TO BE SOLVED: To eliminate performance restriction resulting from various designs and manufacturing defects in a MEMS gyroscope.SOLUTION: A micro electro mechanical systems (MEMS) transducer (100, 700) uses a sensing electrode connected so as to add pickup values (for example, 102/107, 802/807) diagonally from a sensing mass structure pair to cancel a signal to be associated with rotation vibrations to be adapted to use horizontal shaft vibrations to generate nonplanar vibrations in a seesaw type sensing mass structure pair (120/140, 720/730) in response to the rotation motion of a transducer centering on rotational axes (170, 770).

PROBLEM TO BE SOLVED: To provide an inertial sensor.SOLUTION: An inertial sensor comprises a cross-quad configuration of four interconnected sensor elements 50A, 50B, 50C, and 50D. Each sensor element comprises: frames 52A, 52B, 52C, and 52D; and resonators 54A, 54B, 54C, and 54D suspended within the frames. The sensor elements are arranged so that the frames of adjacent sensor elements are allowed to move in anti-phase with one another but are substantially prevented from moving in the same phase with one another. The sensor elements are configured in a horizontally coupled arrangement, a vertically coupled arrangement, or a fully coupled arrangement. A pair of sensor elements may be vertically coupled.
Abstract:
A structure having a first movable portion displaced perpendicular to a substrate surface and a second movable portion displaced parallel to the substrate surface is realized by a laminated structure employing a nested structure for the first portion and the second portion. The laminated structure is provided with inner and outer movable portions. A y spring is connected to the outer portion, and the outer portion is supported in a y-axis direction by the y spring at a height apart from an outer substrate. A z spring is connected to the inner portion, and the inner portion is supported in a z-axis direction by the z spring at a height apart from the outer substrate. The outer portion and the z spring are at different heights from the substrate, and the z spring overpasses across the outer portion at a height apart from the outer movable portion.

A tuning fork type gyroscope including plate members spaced apart from each other, vibration elements for vibrating the plate members, suspension members for suspending the plate members, and electrodes arranged in the lower portion of the plate members, wherein the suspension members comprises: main bars connected to the plate members by connection members; fixing members connected to both ends of each of said main bars so as to support the main bars and reduce (a) restoring tensile forces(s) along the length of the main bars; and a supporting member connected to (a) central portion(s) of the main bars so as to support the main bars. The gyroscope reduces the restoring tensile force of the main bars and provides flexibility to the main bars.
