Abstract:
A method for fabricating a flash memory device begins with forming in sequence a tunnel oxide layer, a floating gate, an oxide-nitride-oxide (ONO) layer, a control gate, and a hard mask nitride layer on a silicon substrate. The hard mask nitride layer, the control gate, the ONO layer, and the floating gate are then patterned in sequence. Next, a sealing nitride layer is formed on a lateral side of the patterned structure. Also, in order to form a spacer, a first insulating layer is deposited on an entire resultant structure and then selectively patterned. Thereafter, second, third and fourth insulating layers are formed in sequence on the entire resultant structure including the spacer, and a photo resist pattern is then formed on the fourth insulating layer to define a metal contact area.

A cylindrical storage electrode in a semiconductor device is manufactured by forming a contact hole in a poly oxide film and by forming a first thin film on the film and in the hole. Next, a core oxide film and an anti-reflective coating film are formed on the first thin film to determine the height of the cylinder. A pattern is then formed by etching the anti-reflective coating film, core oxide film and the first thin film such that the poly oxide film is exposed. A second thin film is formed on the overall resultant structure, and a tungsten silicide layer is formed on the second thin film. Inner and outer walls of the cylinder are then formed by blanket-etching the tungsten silicide film and the second thin film such that the core oxide film is exposed. After the core oxide film is removed, a selective metastable polysilicon (SMPS) process is performed so that different grain growths are generated at the inner and outer walls of the cylinder. A storage electrode is then formed by annealing the cylinder. By depositing an amorphous silicon film on the inner wall of the cylinder-type capacitor and Si-rich tungsten silicide film on the outer wall, the surface area of the inner wall expands through normal SMPS and a rugged tungsten silicide film is formed on the outer wall. Spacing between cells is preserved, while generation of a bridge is prevented.

Disclosed are a polyester binder resin for coating which is copolymerized with lactic acid or a compound derived therefrom and isosorbide, and thus has a high content of biomass-derived compounds, and exhibits superior coating hardness, contamination resistance, hydrolytic resistance, processability and the like, and a coating composition comprising the same. The polyester resin binder for coating is copolymerized with a diacid component, a diol component comprising 1 to 60 moles of isosorbide, with respect to a total diol component, and 1 to 50% by weight of lactic acid or a compound derived therefrom, with respect to the total amount of resin polymerization reactants, wherein the polyester resin binder for coating has a structure in which a diacid moiety derived from the diacid component, a diol moiety derived from the diol component, and a hydroxyl monoacid moiety derived from the lactic acid or a compound derived therefrom are repeated.

Exemplary embodiments of the present invention relate to a method and apparatus for calculating a document rank score of documents in the dynamic World Wide Web (web) environment where documents are continuously added and deleted. The method and apparatus use partial updates to recalculate a document rank score of documents in view of a change, and dynamic updates that reflect a change occurring during calculation of the document rank score.

The non-contract selecting device include a light source, emitting light to an outside; a camera unit, generating and outputting a video signal corresponding to an external video; a video data generating unit, generating video data corresponding to the video signal; and an identity unit, detecting a location of a detected area formed by light, reflected by pointing-means and inputted, of the light emitted from the video data in units of each frame, recognizing a moving locus of the detected area by comparing at least two continuous frames and generating and outputting corresponding change information. With the present invention, the function-selecting can be more quickly and easily and increase making the most use of elements.

The fourth laser scribing process includes using first and second laser beams.
