    摘要: A process for the preparation of toner comprising generating a latex emulsion of resin, water, and an ionic surfactant, and a colorant dispersion of a surface modified colorant and water, and wherein the latex emulsion is blended with the surface modified colorant dispersion; heating the resulting mixture below or equal to about the glass transition temperature (Tg) of the latex resin to form aggregates; optionally adding a second latex comprised of submicron resin particles suspended in an aqueous phase resulting in a shell or coating wherein the shell is optionally of from about 0.1 to about 1 micron in thickness, and wherein optionally the shell coating is contained on 100 percent of the aggregates; heating the resulting aggregate suspension above about the Tg of the latex resin; and optionally isolating the toner.

    摘要: A method for preparing thermoplastic toner resins is disclosed and the toner resins produced by said method. More particularly, an emulsion polymerized resin, constituting a high molecular weight component, is used as a seed for subsequent suspension polymerization of a lower molecular weight component. The emulsion micelles are swelled with monomers and subsequent suspension polymerization produces particles where the high and low molecular weight components are interpenetrated to form a resin with a bimodal distribution of molecular weight. A toner composition is made using the resin as the main component. The resin particle has a first resin portion having a particle size in the range of about 50 to about 200 nm. and a number average molecular weight in the range of about 104 to about 107, and a second resin portion formed around the first resin portion with a number average molecular weight lower than that of said first resin portion, the resin having a polydispersity in the range of 5 to 50.

    摘要: A method for increasing the etch resistance of positive working chemically amplified photoresist such as 193 nanometer sensitive photoresist, 157 nanometer sensitive photoresist, and deep-UV 248 nanometer sensitive photoresist while improving and maintaining fidelity of lithographic features and critical dimensions. The method involves coating and drying a photosensitive composition onto a substrate. The photosensitive composition comprises a water insoluble, acid decomposable polymer which is substantially transparent to ultraviolet or x-ray radiation and a compound capable of generating an acid upon exposure to sufficient activating ultraviolet, electron beam or x-ray radiation energy. After imagewise exposing and developing, the image areas of the photosensitive composition are irradiated to electron beam radiation to thereby increase the resistance of the photosensitive composition in the image areas to an etchant while simultaneously cooling the photosensitive composition during electron beam radiation to maintain the photosensitive composition at a temperature of less than about 20° C.
