摘要: PROBLEM TO BE SOLVED: To provide a means capable of realizing each optimal temperature compensation even in the case of setting up a plurality of modes of a power amplifier with a bias thereof changed.SOLUTION: A power amplifier module is constituted by using a FET 100 which is made to carry out a triode action with attenuators connected in parallel of which attenuation increases in the case where a temperature falls. A gate voltage of the FET 100 is controlled by a control voltage generation circuit 300. Determining temperature characteristics by this control voltage generation circuit 300 enables optimal temperature compensation to be realized.

摘要: PROBLEM TO BE SOLVED: To provide an internal power supply voltage generation circuit with which a through current of a logic circuit supplied with an internal power supply voltage does not depend on a power supply voltage.SOLUTION: A reference voltage VREF is generated on the basis of a constant current of a current source 1 but independently of a power supply voltage VDD. On the basis of the reference voltage VREF, an internal power supply voltage DVDD is generated independently of the power supply voltage VDD by a source follower. A through current of a logic circuit 9 flows on the basis of the internal power supply voltage DVDD. The through current of the logic circuit 9 is therefore independent of the power supply voltage VDD. The internal power supply voltage DVDD is a minimum power supply voltage for the logic circuit 9 to operate on the basis of the specification. The through current of the logic circuit 9 is therefore small.

摘要: PROBLEM TO BE SOLVED: To provide a reference voltage circuit connected to a high-voltage power supply, which sets a clamp voltage which is higher than the reference voltage generated by the reference voltage circuit and has a small fluctuation in voltage as a power supply voltage, and provides the clamp voltage with a small sized circuit.SOLUTION: The reference voltage circuit 100 is configured with a current supplying circuit 3, a constant-voltage circuit 1 and a clamp circuit 2, and a source voltage is clamped to the clamp voltage by inputting the reference voltage Vref to a gate of a PMOSFET (P-channel metal oxide semiconductor field effect transistor) 9 of the clamp circuit 2 to operate the PMOSFET 9 as a source follower circuit, the voltage of a power supply terminal 8 of the constant-voltage circuit 1 connected to the source being set to this clamp voltage.
