Abstract: A method for fabricating an (Al,Ga,In,B)N or III-nitride semiconductor device, including performing a growth of III-nitride or (Al,Ga,In,B)N material including a p-n junction with an active region and using metal-organic chemical vapor deposition (MOCVD) or chemical vapor deposition; and performing a subsequent regrowth of n-type (Al,Ga,In,B)N or III-nitride material using MOCVD or chemical vapor deposition while utilizing a pulsed delta n-type doping scheme to realize an abrupt, smoother surface of the n-type material and a higher carrier concentration in the n-type material. In another example, the method comprises forming a mesa having a top surface; and activating magnesium in the p-type GaN of the (Al,Ga,In,B)N material through openings in the top surface that expose the p-type GaN's surface. The openings are formed before or after the subsequent regrowth of the tunnel junction.

Abstract: A light concentrating optic for use with a photovoltaic device includes a light pipe having a first end portion for receiving light and a second end portion for outputting concentrated light. An optical element is coupled to the light pipe on the first end portion and configured to form an optical interface between the light pipe and the optical element. The optical element includes at least one light transmitting surface configured to redirect incident light entering the optical element to disperse the light to fall incident on side walls of the light pipe to increase homogeneity and intensity of light through the second end portion.

Abstract: The invention provides a method and system for automatically detecting semantic errors in a text. In order to detect the semantic errors in the text, the method generates a first set of features and a second set of features corresponding to each word in the text. A first set of features corresponds to statistical features of a word and a second set of features for a word corresponds to the features generated for a plurality of words surrounding the word in the text using matrix factorization techniques. The method, then, combines a first set of features and a second set of features to generate a third set of features corresponding to each word in the text. Thereafter, the method utilizes an Artificial Neural Network (ANN) model to detect semantic validity of each word based on a corresponding third set of features.

Abstract: Methods of direct growth of high quality group III-V and group III-N based materials and semiconductor device structures in the form of nanowires, planar thin film, and nanowires-based devices on metal substrates are presented. The present compound semiconductor all-metal scheme greatly simplifies the fabrication process of high power light emitters overcoming limited thermal and electrical conductivity of nanowires grown on silicon substrates and metal thin film in prior art. In an embodiment the methods include: (i) providing a metal substrate; (ii) forming a transition metal dichalcogenide (TMDC) layer on a surface of the metal substrate; and (iii) growing a semiconductor epilayer on the transition metal dichalcogenide layer using a semiconductor epitaxy growth system. In an embodiment, the semiconductor device structures can be compound semiconductors in contact with a layer of metal dichalcogenide, wherein the layer of metal dichalcogenide is in contact with a metal substrate.

Abstract: The invention provides an illumination measuring module which includes a housing and a photo detector. The housing is molded with a plurality of surfaces. Each surface of the housing is affixed with respective side edges of the plurality of the surfaces to form a predetermined shape. Each surface includes an external surface and an inner surface. One surface of the plurality of surfaces is a glass surface. The glass surface transmits illumination collected from an external ambience of the housing to one or more inner surfaces corresponding to the plurality of surfaces. On an inner surface of the glass surface, a plane white sheet is positioned which homogenously scatters illumination collected from the external ambience into the one or more inner surfaces in the housing. The photo detector measures scattered illumination diffused from the one or more inner surfaces corresponding to the plurality of surfaces.
