    Abstract: The invention concerns a heterojunction field-effect transistor comprising a stack of first and second III-N type semiconducting layers forming an electron gas or hole layer; a first conduction electrode in electrical contact with the gas layer and a second conduction electrode; a separation layer positioned vertically in line with the first electrode and under the second semiconducting layer; a third semiconducting layer arranged under the separation layer and in electrical contact with the second electrode; a conductive element in electrical contact with the gas layer and electrically connecting the third semiconducting layer and the gas layer; and a control gate positioned between the conductive element and the first conduction electrode.

    Abstract: A method for controlling a level of charge of a traction battery of an electric vehicle connected to an electricity distribution grid by way of a charger during a downtime phase of the vehicle. The method includes a first step of forcibly discharging the battery, performed in a discharging circuit associated with the battery, with a discharge current that is calibrated in terms of strength with respect to the nominal capacity of the battery, so as to slowly and completely discharge the battery to its minimum voltage, and a step of normally charging the battery with a setpoint charging current prescribed by the charger or the battery, so as to charge the battery to a useful level of charge of the battery.

    Abstract: A road detection method for a motor vehicle provided with at least one rotary multilayer LIDAR sensor and at least one data processor includes acquiring LIDAR data of the environment of the vehicle. The data for which the angle of the beam with respect to the plane of the vehicle is greater than or equal to zero are eliminated from the acquired LIDAR data. For each LIDAR datum, theoretical coordinates of a point are determined as a function of the angle of the beam with respect to the plane of the vehicle and of the angle of the beam in the plane of the vehicle. The standard deviation between the theoretical coordinates and the coordinates of the LIDAR datum is determined. Then, it is determined that the LIDAR datum forms part of the road if the standard deviation is lower than a predefined threshold.

    Abstract: A semiconductor device includes: a substrate; a semiconductor layer disposed on a main surface of the substrate; and a first main electrode and a second main electrode, which are disposed on the substrate separately from each other with the semiconductor layer sandwiched therebetween and are individually end portions of a current path of a main current flowing in an on-state. The semiconductor layer includes: a first conductivity-type drift region through which a main current flows; a second conductivity-type column region that is disposed inside the drift region and extends in parallel to a current path; and an electric field relaxation region that is disposed in at least a part between the drift region and the column region and is either a low-concentration region in which an impurity concentration is lower than in the same conductivity-type adjacent region or a non-doped region.
