    摘要: An AlGaInP based window structure semiconductor laser device of the present invention has an optical waveguide in which a lower cladding layer, an active layer having a quantum well layer, and an upper cladding layer are laminated in this order and which emits light from a light-emitting end surface that is formed on an end of the optical waveguide. A window portion having an active layer in which the quantum well layer is disordered is formed in an end portion including the light-emitting end surface in the optical waveguide. A light intensity distribution in a vertical direction for the laminated layers in the window portion spreads further than a light intensity distribution in the vertical direction in a non-window portion which is adjacent to the window portion inside the optical waveguide. A length of the window portion from the light-emitting end surface to the non-window portion is not smaller than 48 μm and not greater than 80 μm.

    摘要: At least a lower cladding layer, an active layer for generating laser light, a first upper cladding layer, an etching stopper layer and a second upper cladding layer are stacked on a substrate. An impurity for restraining laser light absorption is diffused into the second upper cladding layer along a region where a light-emitting end surface is to be formed, under a condition that allows the etching stopper layer to maintain a function of stopping etching for the second upper cladding layer (First annealing process). Etching is performed until the etching stopper layer is reached such that the second upper cladding layer is left in a ridge shape. The impurity in the second upper cladding layer is re-diffused into the active layer to thereby cause local intermixing of the active layer in a portion extending along the light-emitting end surface and located just under the ridge (Second annealing process).

    摘要: This invention has as its object to provide an ATM relay device which attains high-speed, large-capacity packet relaying by distributing the load on an IP forwarding unit without having to improve the operation speed, processing performance, and the like of an IP forwarding function. This invention has an ATM switch core (111) for distributing input ATM cells to corresponding ones of a plurality of output ports on the basis of their destination information. A plurality of IP forwarding units (120-1 to 120-n), which are provided in correspondence with the respective output ports of the ATM switch core (111) and have unique forwarding processing functions, execute predetermined forwarding processes for packets obtained by reassembling ATM cells input via the respective output ports. An SAR 121 assigns destination information that assumes different values in units of packets to ATM cells, which form each of packets having an identical address of those processed by the plurality of IP forwarding units (120-1 to 120-n). The ATM cells of a packet assigned identical destination information by the SAR 121 are stored in a PerVC queuing unit 112 by a predetermined volume, and are output in the format that stores the ATM cells by the predetermined volume.
