The present invention relates to an aqueous composition and a process for etching of copper and copper alloys. The aqueous composition comprises Fe 3+ ions, an acid and a N-alkoxylated polyamide. The aqueous composition is particularly useful for making of fine structures in the manufacture of printed circuit boards, IC substrates and the like.

A method for removing metal and/or precious metal-containing depositions from substrates, wherein said substrate is subjected to treatment with an organo amine protectant component P and an inorganic active component A. Component P may be formed in situ by reaction with component R. Component P is an organic amine and/or organic amine hydrochloride (preferably diisopropylamine hydrochloride), component A is an inorganic compound (preferably inorganic acid or a mixture thereof) and component R is an organic compound that can be split along the C- N bond by the component A into an organic amine (preferably dimethylformamide or N-methyl pyrrolidone). The metals in the form of organo-metallic complexes can be isolated and/or separated by means of different chemical reactions (preferably reduction reactions) and/or biosorption (preferably with seaweed or yeast).

A removal composition and process for selectively removing a first metal gate material (e.g., titanium nitride) relative to a second metal gate material (e.g., tantalum nitride) from a microelectronic device having said material thereon. The removal composition can include fluoride or alternatively be substantially devoid of fluoride. The substrate preferably comprises a high-k/metal gate integration scheme.

The invention relates to a process for the treatment of parts for creating a surface with areas with shiny and matte appearances, in which on the surface previously coated with a first layer of copper and a second layer of metal a selective etching of the second layer is performed, wherein the selective etching of the second layer is performed according to the area or areas to be glazed with respect to the rest of the part. The process allows a finish with areas of a different shine (from mirror shine to matte), the differences in thickness of which cannot be observed by the human eye without optical aids.

The invention relates to a acidic composition for cleaning surfaces of metal or alloys which are susceptible to corrosion comprising i) an ester of phosphoric acid, diphosphoric acid or polyphosphoric acid, ii) a benzotriazole derivative of the general formula (I) in which each of the groups R 1 , R 2 , R 3 , R 4 and R 5 is the same or different and is hydrogen atom, an alkyl group, an alkenyl group, or an acyl group, iii) a phosphonic acid of the general formula R 6 -PO-(OH) 2 (II) in which the group R 6 is alkyl group, alkenyl group, aryl group, or arylalkyl group and iv) an acidic source. The invention further relates to a use solution and to a method for cleaning.
