    摘要: A shift control device for vehicle is provided in which a first operating state (running state of a P-ECU 26, and a TURN-ON of a vehicle power supply), enabling detection of a reference position to control a P-lock drive motor 54 during an initial operation of an actuator during an initial operation of the P-lock drive motor 54, is switched to a second operating state (halt state of the P-ECU 26, and a TURN-OFF of the vehicle power supply) disabling the detection of the reference position. Subsequently, when the second operating state is switched to the first operating state with a third operating state (wake state of the P-ECU 26) with an inability to detect the reference position but with an ability to detect vehicle information continuously remained, upon which the reference position is detected again. Thus, the reference position for controlling the P-lock drive motor 54 can be detected in a reliable manner, thereby properly executing the switching between a P range and a non-P range of a transmission 40 via the P-lock drive motor 54.

    摘要: An ECU is connected to a multi-system shift sensor detecting a shift lever position in a shift direction associated with detection of the R position, and to a multi-system select sensor detecting a shift lever position in a select direction not associated with detection of the R position. When only one or more, but not all, of sensors in the select sensor are abnormal, the ECU controls the shift range according to the shift position detected based on the remaining proper sensor. When only one or more of sensors in the shift sensor are abnormal, the ECU maintains the current range until an operation of a shift lever is detected, and switches the shift range to the N range at the point of time of detecting an operation of the shift lever.

    摘要: A trench isolation region is formed in a surface region of a semiconductor substrate to form a MOS type element region. A mask layer having an opening portion is formed on the semiconductor layer, the opening portion continuously ranging on the entire surface of the MOS type element region and on part of the trench isolation region provided around the MOS type element region. A first impurity ion is implanted into the entire surface via the mask layer to form a peak of the impurity profile is situated in the semiconductor layer under the bottom surface of the shallow trench isolation region. A second impurity ion is implanted into the entire surface via the mask layer to form a peak of the impurity profile is situated on the midway of the depth direction of the trench isolation region. Then, the first and second impurity ions are activated.
