摘要: A semiconductor device includes a first active pattern on a substrate; a first gate electrode crossing the first active pattern; source/drain patterns in an upper portion of the first active pattern and at opposite sides, respectively, of the first gate electrode; a first gate capping pattern on the first gate electrode; an interlayer insulating layer on the source/drain patterns; first and second active contacts penetrating the interlayer insulating layer and being respectively connected to the pair of source/drain patterns; and a first interconnection layer on the first and second active contacts. 摘要: A method includes forming hard mask patterns by depositing a support mask layer, a polycrystalline silicon layer, and a hard mask layer on a substrate and etching the hard mask layer, forming pre-polycrystalline silicon patterns by etching the polycrystalline silicon layer using the hard mask patterns as an etch mask, oxidizing side surfaces of the pre-polycrystalline silicon patterns to form polycrystalline silicon patterns and a silicon oxide layer, forming spacer patterns covering sides of the silicon oxide layer, forming a sacrificial layer on a top surface of the support mask layer to cover the silicon oxide layer and the spacer patterns, etching the sacrificial layer and the silicon oxide layer, forming support mask patterns by etching the support mask layer using the polycrystalline silicon patterns and the spacer patterns as an etch mask, and forming activation pins by etching the substrate using the support mask patterns as an etch mask.

摘要: A charger integrated circuit for charging a battery device including a first battery and a second battery connected to each other in series. The charger integrated circuit includes a first charger to be connected to a connection node between the first and second batteries, a second charger to be connected between the input voltage terminal and a high voltage terminal of the battery device, and a balancing circuit to balance voltages of the first and second batteries. The first charger is to provide a first charge current to the connection node in a first charge mode. The second charger is to directly charge the battery device by providing a second charge current to the high voltage terminal in a second charge mode.

摘要: A battery management system may include: a plurality of voltage detection integrated circuits; and a battery controller configured to control charge and discharge of a high voltage battery based on a cell voltage detection result received from the voltage detection integrated circuits, and each of the detection integrated circuits includes: a cell voltage detection circuit configured to detect a voltage of at least one corresponding cell among a plurality of cells constituting the high voltage battery; first and second interfaces configured to communicate between different voltage detection integrated circuits in the detection integrated circuits; a plurality of first terminals connected with a first power source which supplies an operation voltage of the cell voltage detection circuit and the first interface; a plurality of second terminals configured to receive an operation voltage of a different voltage detection integrated circuit connected therewith through the second interface; and a level shifter configured to level-shift a voltage supplied from the first power source based on the operation voltage inputted through the second terminals to supply the level-shifted voltage as an operation voltage of the second interface.

The gray counter includes a first flip-flop that divides the clock signal by 2 and generates a first gray code signal, a second flip-flop that delays a first data signal being a four-divided signal of the clock signal and outputs a second gray code signal, and a third flip-flop that delays the second gray code signal being two-divided and outputs a third gray code signal.
