    摘要: The present invention provides an epitaxially grown compound semiconductor film having a low density of crystal defects which are generated during the course of crystal growth of a compound semiconductor. The present invention also provides a compound semiconductor multi-layer structure including an n-type InP substrate, an n-type InP buffer layer, an undoped InGaAs light-absorbing layer, and an n-type InP cap layer, the layers being successively grown on the substrate through MOCVD. In the InGaAs layer, the compositional ratio of In/Ga is cyclically varied in a thickness direction (cyclic intervals: 80 nm) so as to fall within a range of ±2% with respect to a predetermined compositional ratio that establishes lattice matching between InGaAs and InP; specifically, within a range between 0.54/0.46 (i.e., In0.54Ga0.46As) and 0.52/0.48 (i.e., In0.52Ga0.48As)

    摘要: A cooling fan shroud mounted on an engine vehicle comprises an engine mounting, a radiator mounting and a flexible member made of rubber bellows and connecting the engine mounting and the radiator mounting. The lower portion of the engine mounting is formed in a reverse U-shape, and the lower portion of radiator mounting is formed in a reverse L-shape. The radiator has a support projecting from the lower portion thereof and formed in a U-shape cross section. The reverse L-shaped lower portion of the radiator mounting of the fan shroud is inserted into the U-shaped support projecting from the lower portion of the radiator. The engine has a support formed in a L-shape at the lower portion thereof. The reverse U-shaped lower portion of the engine mounting is inserted onto the L-shaped support of the engine. The upper portions of the engine mounting and radiator mounting of the fan shroud are secured to the engine and the radiator by means of screws.

    摘要: In the manufacture of ultrafine particles of semiconductor compound, pulse laser with high output is irradiated on an evaporation source having the same or similar composition as the above semiconductor compound to evaporate the source in a moment and the ultrafine particles of the semiconductor compound are produced utilizing the nuclear growth in inert gas. A process wherein a material for ultrafine particles is heated/evaporated by laser in inert gas and the resulting vapor is rapidly cooled by a collision with the inert gas whereby the resulting ultrafine particles of said material is sticked on a base plate and another process wherein a material for matrix is heated/evaporated by laser whereby the matrix is formed on the base plate are carried out alternately so that the ultrafine particles are homogeneously dispersed in the matrix to prepare the material wherein the ultrafine particles are dispersed.

    摘要: A hydrostatic power steering system is provided of the type including a steering control unit (3) operated by an input such as a steering wheel (1) to control flow from a source (8) to a steering cylinder (7). The source is operated in response to an electrical signal from a controller (82), controlled by a sensed pressure at a pressure detection port (64). The pressure at the port (64) is communicated from the main fluid path of the steering control unit (3), downstream of the fluid meter (18) when the spool (21) and sleeve (22) are relatively displaced. In systems in which the system reservoir (R) is at an elevated ("regulated tank") pressure, the pressure detection circuit is drained through a variable orifice (70) to a drain port (66), which is in communication with a sump (S) maintained at substantially atmospheric pressure. As a result, the steering system responds at a lower steering pressure, and the initial steering is smoother.
