The fluorinated diamine represented by the formula (1). Also provided is a fluoropolymer obtained using this fluorinated diamine as a monomer. This fluoropolymer can have excellent properties such as low-dielectric characteristics and high transparency while retaining a high fluorine content and adhesion.

A novel fluorinated cyclic compound which has an oxacyclopentane or oxacyclobutane structure derived from a norbornadiene compound and hexafluoroacetone and which may be represented by the following formula (1) or (2); a fluoropolymer obtained by polymerizing or copolymerizing the fluorinated cyclic compound or a derivative thereof; an excellent resist material comprising the fluoropolymer; and a method of forming a fine pattern with the resist material.

The invention provides cyclic fluorine compounds represented by the general formula (1): (1) (wherein R is halogeno; and R and R are each hydrogen or a hydrocarbon group which is a straight-chain, branched, or cyclic C1-25 hydrocarbon group or an aromatic hydrocarbon group and may contain halogen, oxygen, nitrogen, or sulfur). The invention also discloses polymerizable fluoro- monomers derived from the above compounds; fluoropolymers obtained by polymerization or copolymerization of the above compounds or fluoromonomers; resist materials containing the fluoropolymers; and a method for pattern formation by using the fluoropolymers. The invention can provide polymers suitable for resist materials (particularly, vacuum-ultraviolet resist materials) which exhibit high transparency in a wide wavelength region of from ultraviolet region to near infrared region, high tight adhesion to substrates, excellent film-forming properties, high etching resistance, and high glass transition temperatures. Further, the method for pattern formation by using the fluoropolymers is suitable for the formation of high-resolution patterns.

A coating material consisting of a low- or medium-molecular organic compound represented by the general formula (1): [Chemical formula 27] (1) [wherein R 1 is a single bond, methylene, ethylene, or oxygen; and R 2 is hydrogen; a hydrocarbon group which may be substituted with hydroxy, carboxy, amino, amido, imido, glycidyl, cyano, a fluorocarbinol group, sulfo, or sulfonylamido; fluorine -containing alkyl; a cyclic group having an aromatic or aliphatic group; or a composite thereof, which may contain fluorine, oxygen, nitrogen, silicon, or sulfur, or R 2 's which are the same or different may be connected by an ester linkage, an amide linkage, an ether linkage, a thio-ether linkage, a thio-ester linkage, or a urethane linkage]. The compound can be derived from a diol compound and bicycle- [2.2.2]octane-2,3:5,6-tetracarboxylic anhydride.
