Abstract: PURPOSE: A bonding wire including a rod coated with carbon allotrope is provided to improve oxidation resistance by preventing oxygen or carbon dioxide from penetrating into the rod. CONSTITUTION: A bonding wire includes a rod and a coating layer. The rod is made of copper, copper alloy, and hetero-metal coated copper/copper alloy. A coating layer includes diamond, and DLC(Diamond Like Carbon) and carbon nanotube. The coating layer is a single layer or multiple layers.

Abstract: 본발명의본딩와이어는 i) 구리, 구리합금, 이종금속이도금된구리또는이종금속이도금된구리합금인선재; 및 ii) 상기선재를그라핀, 다이아몬드, DLC(다이아몬드유사탄소) 및탄소나노튜브로구성된군으로부터선택된 1종으로코팅한코팅층으로구성된다. 이러한본딩와이어는내산화성이우수하여상온에서도오랫동안보관할수 있으며, 또한경도가높지않아반도체칩에접합될때 반도체칩에크랙을유발하지않는다.
