    摘要: A light emitting device with higher luminance than that of a conventional light emitting device is provided. According to the present invention, a light emitting device comprises owing three layers of: a first cladding layer made of a p-type mixed crystal compound semiconductor; a p-type active layer made of a p-type mixed crystal compound semiconductor which has the mixed crystal ratio required to emit the light having a predetermined wavelength; and a second cladding layer made of a mixed crystal compound semiconductor, the conductivity type of which is n throughout the second cladding layer or except the region in the vicinity of the heterojunction with the p-type active layer, wherein the p-type active layer is sandwiched by the first cladding layer and the second cladding layer, and forms the double hetrojunction structure with said both cladding layers, and is characterized in that: the second cladding layer is doped with an n-type impurity or impurities and a p-type impurity or impurities; the total concentration of a p-type impurity or impurities in the second cladding layer is in the range of 1.times.10.sup.17 cm.sup.-3 and more; and a pn junction is formed in the second cladding layer of a position within 1 .mu.m from the heterojunction with the p-type active layer.

    摘要: An irradiation light containing a light which wave length is not absorbed by the n-type clad layer, but is absorbed by the p-type active layer, is applied on the wafer for manufacturing light emitting elements with a double-hetero structure of a p-type clad layer, a p-type active layer and an n-type clad layer formed one after another on a semiconductor substrate. Defects are found by detecting the increased photoluminescent light due to generation of a conductivity-type inverted layer such as the n-type inverted layer. When the double-hetero structure is composed of a GaAlAs mixed crystal compound semiconductor, the irradiation light which contains a wavelength range of 600-650 nm is applied. When the defective area is an active layer deficient area, detection is conducted by using the reflection light from the surface of the semiconductor substrate.

    摘要: By providing a nitrogen-doped low carrier concentration layer 13 having both of a donor concentration and an acceptor concentration controlled below 1×1016/cm3 at a p-n junction portion between an n-type GaP layer 12 and a p-type GaP layer 14, the luminance of the GaP light emitting device can be improved by as much as 20 to 30% over the conventional one. Suppressing the donor concentration and the acceptor concentration in the low carrier concentration layer 13 below 1×1016/cm3 inevitably gives a carrier concentration, which is expressed as a difference between both concentrations, lower than 1×1016/cm3 accordingly. The emission efficiency upon injection of electrons or holes can be improved by suppressing the concentration of the donor which serves as non-emissive center below 1×1016/cm3 to thereby extend the carrier lifetime; and by concomitantly suppressing the carrier concentration at a level significantly lower than that in the adjacent layers 12 and 14.

    摘要: A printer having a validation paper feeding mechanism in which the validation paper feed is controlled by a single solenoid and only the validation paper feed can be effected even when a cut or continuous paper is set. A ratchet wheel and a validation roller are mounted on the rotatable shaft via a one-way clutch. The one-way clutch selectively transmits a torque of the rotatable shaft to the validation roller in the direction of the validation paper feed. The validation roller has an arcuate circumferential surface for feeding the validation paper and a chord flat surface for inserting the validation paper. The armature is angularly moved between a first position where it engages the positioning projection of the ratchet wheel for determining an initial position of the validation roller and a second position where it engages the pawls of the ratchet wheel for stopping the validation roller at a plurality of predetermined positions.
