摘要: A flip chip method of joining a chip and a substrate is described. A thermo-compression bonder is utilized to align the chip and substrate and apply a contact force to hold solder bumps on the substrate against metal bumps on the chip. The chip is rapidly heated from its non-native side by a pulse heater in the head of the bonder until the re-flow temperature of the solder bumps is reached. Proximate with reaching the re-flow temperature at the solder bumps, the contact force is released. The solder is held above its re-flow temperature for several seconds to facilitate wetting of the substrate's metal protrusions and joining. A no-clean flux that has a volatilization temperature below the melting point of the solder bumps is utilized to minimize or eliminate the need for a post interconnection de-flux operation.

摘要: An LED lamp has an envelope that includes a globe and a case, an interior space of the envelope being divided in two by a mount closing an opening of the globe, the lamp containing, in a globe side of the interior space, an LED and, in a case side of the interior space, a circuit unit for causing the LED to emit light. The LED is thermally connected to the mount, and the mount and the case are joined to the globe such that, during light emission, at least as much heat from the LED is propagated from the mount to the globe as from the mount to the case.

摘要: A control method controls the charging and discharging of an electricity storage device. In this control method, the temperature of a reference point inside the electricity storage device is calculated by using the temperature occurring outside the electricity storage device and an expression that expresses movement of heat. An upper-limit electric power that is used in the charging control or the discharging control of the electricity storage device is set to an electric power that corresponds to the calculated temperature of the reference point. The reference point is a grid point that exhibits a temperature that corresponds to, the internal resistance of the electricity storage device, of a plurality of grid points provided inside the electricity storage device.

摘要: A rechargeable battery is used with a plurality of battery cells restrained by a restraint member. After the rechargeable battery has the restraint member removed therefrom and is thus disassembled when the rechargeable battery is subsequently re-restrained by the restraint member and thus reused an internal resistance measurement unit measures the rechargeable battery's internal resistance based on battery data detected after the rechargeable battery is re-restrained. At least for the internal voltage, from a value thereof as measured after the battery is re-restrained an evaluation unit evaluates a value of the rechargeable battery that is reused.

摘要: A control apparatus controlling charge and discharge of a lithium-ion secondary battery includes a temperature sensor obtaining the temperature of the lithium-ion secondary battery and a controller. The controller controls the charge and discharge of the lithium-ion secondary battery to maintain the temperature obtained by the temperature sensor at a level lower than an upper limit temperature allowed in the lithium-ion secondary battery. The controller estimates the amount of precipitation of lithium in the lithium-ion secondary battery and reduces the upper limit temperature in accordance with an increase in the amount of precipitation.

摘要: A motion blur control device uses inter-frame movement computation means to compute an inter-frame movement direction and an inter-frame movement amount from plural frame images acquired at a specific time interval. Motion blur correction means then generates a corrected frame image by correcting motion blur in a specific frame image in plural frame images based on the blur amount set within a range not exceeding the inter-frame movement amount and based on the inter-frame movement direction. Evaluation means evaluates the corrected frame image using a motion blur evaluation function. The motion blur control device controls the blur amount such that the motion blur evaluation function satisfies a specific condition.

The holder (20) has a groove (21) surrounding the LED module (10) at a top surface (24a) of the holder (20), with a rim (70a) of the globe (70) inserted in the groove (21). When comparing an edge (D1) and an edge (D2) along a side wall (24c) of the groove (21), the edge (D1) is closer to an opening of the groove, and the edge (D2) is closer to a bottom of the groove. The edge (D2) is more recessed than the edge (D1) in a direction perpendicular to a direction of depth of the groove. Furthermore, the groove (21) has through-holes (22) at part of a bottom surface (24d) of the groove (21) to connect to a back surface (24b) of the holder (20). The groove (21) and the through-holes (22) are filled with adhesive (80).
