    摘要: A semiconductor device that is easily operated with a single positive voltage supply and exhibits an excellent linearity of mutual conductance and source-gate capacitance with regard to a gate voltage is provided. The semiconductor device comprises a second barrier layer of AlGaAs, a channel layer of InGaAs and a first barrier layer of AlGaAs that are stacked in this order on a substrate of GaAs with a buffer layer of u-GaAs between the substrate and the second barrier layer. Carrier supply regions doped with n-type impurity are formed in part of the first and second barrier layers. A low resistivity region including a high concentration of p-type impurity (Zn) is formed in the first barrier layer. The low resistivity region is buried in a high resistivity region and brought to contact with a gate electrode. Upon an application of positive voltage to the gate electrode, a carrier deficient region disappears in the channel layer and no parasitic resistance component remains.

This method can eliminate the necessity for pretreatments such as centrifugation and electrophoresis, enables the quantitative determination to be conducted in an efficient, simple manner, and can be applied to various automatic analyzers.

    摘要: In a facsimile apparatus provided with a facsimile modem function through which a personal computer performs communication, the changeover between a facsimile mode and a facsimile modem mode is made based on the setting and activation conditions of the apparatus. When a call comes in while the facsimile apparatus is in the facsimile modem mode, if no power is supplied to the personal computer, the operation mode is changed to the facsimile mode to receive the call. When the personal computer does not respond to a call notification although power is supplied thereto, a warning sound is provided. A call coming in when the facsimile apparatus is used as an image data inputting and outputting apparatus of the personal computer is ignored. The facsimile apparatus does not respond to an AT command received within a predetermined period of time after the setting of an original to be transmitted, so that the facsimile mode is maintained.

    摘要: In a calling facsimile, if an operator sets an encryption communication mode, a random number sequence is generated by a random number generating section 15. A control section 11 produces an encryption key from the random number sequence, and transmits the random number sequence used for producing the encryption key to a telephone line 3 with the random number sequence included in NSS which is an option signal. At the same time, an encryption/decryption processing section 16 subjects information to be transmitted to encryption processing on the basis of the encryption key. The encrypted information is transmitted to the telephone line 3. On the other hand, in a called facsimile, the encryption key is reproduced on the basis of the random number sequence included in the NSS, and the received information is decrypted on the basis of the reproduced encryption key. Accordingly, the encryption key need not be determined in advance between a transmitter and a receiver. Further, the encryption key does not leak during transmission, thereby protecting the security of communication.

    摘要: A fuel cell module includes: in a casing, a fuel cell stack that is formed by stacking a plurality of unit cells; and an oxidant gas distributing member that is disposed at a side surface, that extends in a stack direction, of the fuel cell stack, that extends in a direction from one end to another end of each of the unit cells, and that supplies the oxidant gas along the oxidant gas distributing member from the one end to the another end to supply the oxidant gas to the another end of each unit cell. The oxidant gas distributing member includes a heat exchange restraint portion that restrains heat exchange between the unit cells and the oxidant gas in at least one of end portions of the fuel cell stack in the stack direction, in comparison with the heat exchange thereof in other portion in the fuel cell stack.

    摘要: An object of the invention is to provide an inspection device which has a function of preventing electric discharge so that an absorbed current is detected more efficiently.In the invention, absorbed current detectors are mounted in a vacuum specimen chamber and capacitance of a signal wire from each probe to corresponding one of the absorbed current detectors is reduced to the order of pF so that even an absorbed current signal with a high frequency of tens of kHz or higher can be detected. Moreover, signal selectors are operated by a signal selection controller so that signal lines of a semiconductor parameters analyzer are electrically connected to the probes brought into contact with a sample. Accordingly, electrical characteristics of the sample can be measured without limitation of signal paths connected to the probes to transmission of an absorbed current. In addition, a resistance for slow leakage of electric charge is provided in each probe stage or a sample stage.
