摘要: A diamond semiconductor device includes a substrate made of single crystal diamond; a first diamond layer, placed on the substrate, containing an impurity; a second diamond layer containing the impurity, the second diamond layer being placed on the substrate and spaced from the first diamond layer; and a third diamond layer which has a impurity content less than that of the first and second diamond layers, which acts as a channel region, and through which charges are transferred from the first diamond layer to the second diamond layer. The first and second diamond layers have a first and a second end portion, respectively, facing each other with a space located therebetween. The first and second end portions have slopes epitaxially formed depending on the orientation of the substrate. The third diamond layer lies over the slopes and a section of the substrate that is located under the space.

摘要: An automotive constant speed cruise control system for a vehicle includes a controller for automatic speed change for automatically changing over a speed stage in a transmission in accordance with the relationship between a throttle valve opening degree and a car speed; a controller for constant speed traveling having a constant speed traveling control function for operating a car at a target car speed by controlling, based on a duty ratio, the throttle valve opening degree according to the actual car speed and a transmission limiting function for sending out a signal for prohibiting selection of the maximum speed stage in the transmission to the controller for automatic speed change for a specified time when the car speed lowers, and a transmission limiting function capable of being externally started by inputting a speed change signal representing that the transmission has been shifted down from a maximum speed to the controller for constant speed traveling.

摘要: A multilayer inductor comprising a coil embedded in a magnetic portion, and a magnetic gap formed by a non-magnetic portion in part of a magnetic path, the magnetic portion being made of Ni ferrite, whose relative temperature coefficient αμir of initial permeability at a frequency of 1 MHz is more than +10 ppm/° C. and +40 ppm/° C. or less between −40° C. and +80° C., the non-magnetic portion being made of Zn ferrite containing more Zn than in the magnetic portion and having a Curie temperature Tc of −50° C. or lower, and the Zn content changing continuously in boundary regions between the non-magnetic portion and the magnetic portion, whereby the thickness of the magnetic gap changes with the temperature.

摘要: The power supply system includes a generator, a transformer circuit, and a battery. The generator generates electric power of a first voltage. The transformer circuit boosts the electric power of the first voltage to a second voltage. The battery is connected, via the transformer circuit, to the generator and stores electric power of the second voltage obtained by the boosting by the transformer circuit. At least one of actuators is connected on the generator side of the transformer circuit, so as to be supplied with the electric power of the first voltage.

摘要: According to the present invention, a power supply control device for an electric power steering device used for a power supply system comprises a main battery 40 connected to the electric power steering device via a first power supply line and a sub-battery 50 connected to the electric power steering device via a second power supply line, wherein when detecting the state of the sub-battery, said power supply control device restricts or disconnects power supply from the main battery to the electric power steering device while it permits power supply from the sub-battery to the electric power steering device, characterized in that said power supply control device prevents the detection of the state of the second battery if a vehicle speed is higher than a predetermined reference value.

摘要: An ultraviolet sensor includes a substrate; a diamond layer, placed on the substrate, functioning as a detector; and at least one pair of surface electrodes arranged on the diamond layer. The diamond layer has a detecting region present at the surface thereof, the detecting region has at least one sub-region exposed from the surface electrodes, and the sub-region has a covering layer, made of oxide or fluoride, lying thereon. A method for manufacturing the ultraviolet sensor includes a step of forming a diamond layer, functioning as a detector, on a substrate; a step of forming at least one pair of surface electrodes on the diamond layer; and a step of forming a covering layer, made of oxide or fluoride, on at least one sub-region of a detecting region present at the surface of the diamond layer, the sub-region being exposed from the surface electrodes.

摘要: A semiconductor device and package has a heat spreader directly disposed on the reverse surface of the semiconductor device. This heat spreader includes a diamond layer or a layer containing diamond and ceramics such as silicon carbide and aluminum nitride. The heat spreader is directly formed on a substrate for the semiconductor device. In particular, the heat spreader is composed of a diamond layer and one or two metal or ceramic members, which are bonded to the diamond layer with one or two polymer adhesive layers. This diamond layer has a fiber structure across the thickness or a microcrystalline structure. Cilia are formed on a surface of the diamond layer facing the one or two metal or ceramic members.
