A cation or acid generator which, upon irradiation with energy rays, can generate cations or an acid with high sensitivity and which is suitable for use in chemical amplification type resist materials. It comprises an energy-ray-sensitive fluoroalkylonium salt represented by the formula (1) in which R to R (each is alkyl, aryl, etc.) and Rf (fluoroalkyl) are bonded to the central element A (iodine, sulfur, selenium, tellurium, nitrogen, or phosphorus). Also provided is a chemical amplification type resist material which contains the acid generator.

In one aspect, the application relates to sulfonyl chalcogenide urea derivatives of Formula II, including sulfonyl thioureas and sulfonyl selenoureas, and methods of making the same, wherein the methods can be carried out under mild conditions and do not require the use of malodorous reagents. In one aspect, the methods are one- pot, two-step reactions wherein an intermediate imidoyl chloride is treated with a compound having formula M2X2O3 or M2XJO3 (where X and J can independently be Se, S, and/or Te) or a hydrate thereof, forming a Bunte salt which quickly decomposes to form the sulfonyl chalcogenide urea derivatives. The application also relates to substituted sulfonyl chalcogenide urea derivatives of Formula V and a method for their preparation from sulfonyl chalcogenide urea derivatives of Formula II, to a method for synthesizing a substituted guanidine from a sulfonyl chalcogenide urea of Formula II as well as to substituted guanidine derivatives thus prepared.

Described herein are compositions and methods for treating hyperkeratosis disorders such as dandruff, psoriasis, acne vulgaris, warts, corns, calluses, palmoplantar keratodermas, ichthyosis, seborrheic dermatitis, meibomian gland dysfunction, HPV infection, lichen planus, aclinic keratosis, seborrheic keratosis, etc. Said compositions comprise a selenium-containing amino acid as keratolytic agent, and are topically administered to the skin or eyelid margin of the patient. The present invention concerns new thiolysine and selenolysine compounds that can be used as building blocks for peptides and proteins, providing ligation handles for site-and chemoselective modification of said peptides and proteins. In particular, the invention provides. In particular, the invention provides (the use of) the compounds 5-thiolysine (also referred to as δ-thiolysine); 4-thiolysine (also referred to as γ-thiolysine); 5-selenolysine (also referred to as δ-selenolysine) and 4- selenolysine (also referred to as γ-selenolysine). The positioning of the thiol or selenol group at the respective carbon atom allows for a very efficient intramolecular transfer reaction to take place after conjugation with a selected ligand, and the thiol or selenol group may subsequently be removed using reported procedures, thereby restoring the native lysine structure, or be used as an additional conjugation handle. The methodology is fast and gives well-defined material.
