In the cutting solution supplying and controlling apparatus for a dicing machine, a flow rate adjusting device is provided in addition to a regulator as the pressure adjusting device. The flow rate adjusting device has a flow rate controller, which controls a proportional solenoid valve according to a signal applied from a flow rate sensor as a feedback signal. Thus, even if the pressure of the water supplied from the water supply equipment of the factory changes, the flow rates of the cutting solution and the coolant are maintained. Moreover, the flow rates can be easily adjusted according to the type of work to be processed.
Abstract:
The dicing machine has a shielding plate movably arranged between a processing part and a microscope so as to check mist and spray produced from the processing part. The shielding plate can be moved back and forth between a shielding position and a retreated position, so that the shielding plate is positioned at the shielding position during processing of the work and at the retreated position when the operator replaces the old blade with a new one. Thus, even if the dicing machine has two spindles facing to each other, the shielding plate does not interfere with replacement of blades on the spindles.

An automatic blade changing system of a dicing machine uses a blade which is fixed to an auxiliary stopper member provided with a thread which is engaged with a thread of a spindle. The automatic blade changing system consists of two blade holding means which hold the blade to which the stopper member is fixed and rotate the blade relatively to the spindle in the state wherein the blade is forced to the spindle, a blade accommodating means which accommodates a blade to replace the blade, a moving means for moving the blade holding means between the end of the spindle and the blade accommodating means.

Two platens are respectively provided with a first wafer retention head and a second wafer retention head, and a wafer transfer apparatus on which a wafer is mounted is arranged between two platens. The two wafer retention heads are moved between two platens and the wafer transfer apparatus respectively by a first moving means and a second moving means. Further, a two-step polishing is executed by whirl moving two wafer retention heads from one platen to the other platen at 180 degree respectively by a whirl moving means supporting two moving means.

A clutch is arranged between a rotatable shaft and a worm shaft in a motor. The clutch includes a driving-side rotator connected to the rotatable shaft, a driven-side rotator connected to the worm shaft, a spring support and a coil spring arranged in the spring support. When the driving-side rotator is rotated upon energization of the motor, the coil spring is wound by the driving-side rotator to reduce an outer diameter of the coil spring, so that the rotation of the driving-side rotator is transmitted to the driven-side rotator and the worm shaft. When the driven-side rotator is rotated by an external mechanical force, the coil spring is unwound by the driven-side rotator to increase the outer diameter of the coil spring, so that a frictional force between the spring support and the coil spring is increased to restrain rotation of the driven-side rotator.
