A carbon-based field effect transistor (FET) includes a substrate; a carbon layer located on the substrate, the carbon layer comprising a channel region, and source and drain regions located on either side of the channel region; a gate electrode located on the channel region in the carbon layer, the gate electrode comprising a first dielectric layer, a gate metal layer located on the first dielectric layer, and a nitride layer located on the gate metal layer; and a spacer comprising a second dielectric layer located adjacent to the gate electrode, wherein the spacer is not located on the carbon layer.

A method for formation of a carbon-based field effect transistor (FET) includes depositing a first dielectric layer on a carbon layer located on a substrate; forming a gate electrode on the first dielectric layer; etching an exposed portion of the first dielectric layer to expose a portion of the carbon layer; depositing a second dielectric layer over the gate electrode to form a spacer, wherein the second dielectric layer is deposited by atomic layer deposition (ALD), and wherein the second dielectric layer does not form on the exposed portion of the carbon layer; forming source and drain contacts on the carbon layer and forming a gate contact on the gate electrode to form the carbon-based FET.
Abstract:
A disc harrow composed of one or more disc gangs has a subframe coupled to the disc gangs to move the disc gangs in response to variations in farmland terrain to limit the impact of obstructions when encountered during the harrowing process. When the obstruction is cleared, the subframe automatically returns the disc gangs to their pre-obstruction position. In addition to reducing the potentially-damaging impact of obstructions, the subframe also maintains a more consistent reel depth during undulations or changes in the farmland terrain, such as during harrowing of slopes or unleveled fields such as valleys, near waterways, and along fence rows.

An auger flight support includes a mounting portion having an arcuate concave surface adapted to be fixedly mounted around at least a portion of an outer circumferential surface of an auger shaft adjacent to a flight extending along a helical path around the shaft, and a support portion in connection with the mounting portion, including an outwardly extending edge positioned and oriented for abutting and affixing to a radially outwardly extending edge of a flight of an auger when the mounting portion is mounted around at least a portion of an outer circumferential surface of the auger, for supporting the flight and forming an extension of the flight beyond the edge thereof, and so as to be capable of more effectively transferring and distributing loads from the flight for reducing occurrences of fatigue related failures.

The present invention provides a low-cost electric clamping device in which a toggle linkage can be actuated by a small low-torque electric motor. The device includes a gear speed reducing mechanism connected to the electric motor, a linkage connected to the speed reducing mechanism, a clamp arm shaft connected to the linkage, and a body 2 for housing them. The linkage includes a crank link connected to a last-stage spur gear of the speed reducing mechanism, a cam follower link which is connected at one end thereof to the crank link and to which a cam follower moving on cam rail faces is rotatably mounted, and a driving lever to which the other end of the cam follower link is connected and which projects from the clamp arm shaft.

A reversible seat assembly for use in an automotive vehicle has an inboard seat riser, an outboard seat riser, a seat cushion, a seat back, a plurality of inboard reversing links, a plurality of outboard reversing links, a plurality of inboard strikers coupled to the inboard seat riser and a plurality of outboard strikers coupled to the outboard seat riser. The seat cushion is coupled to the inboard and outboard seat risers, and extends between a front end and a rear end. The seat back comprises an inboard latch bracket and an outboard latch bracket. The plurality of inboard reversing links extend between an upper end pivotally coupled to the inboard latch bracket and a lower end pivotally coupled to the inboard seat riser, and the plurality of outboard reversing links extend between an upper end pivotally coupled to the outboard latch bracket and a lower end pivotally coupled to the outboard seat riser. When the seat back is adjacent the rear end of the seat cushion, the inboard latch bracket engages the plurality of inboard strikers and the outboard latch bracket engages the plurality of outboard strikers.

A long rail assembly for use in a vehicle includes a fixed rail, a movable rail, a power strip, a latch power connector, and a channel power connector. The fixed rail extends longitudinally along a floor of the vehicle. The movable rail is slidably coupled to the fixed rail. The power strip is coupled to the fixed rail. The latch power connector is removably coupled to the movable rail. The channel power connector is fixedly coupled to the movable rail and is in constant sliding contact with the power strip. When the latch power connector is coupled to the movable rail, the latch power connector frictionally engages the channel power connector thereby generating an electrical bridge between the power strip and the latch power connector to provide power to the long rail assembly.

A reversible seat assembly for use in an automotive vehicle has a seat cushion, a seat back and a bolster. The seat cushion extends between a front end and a rear end. The bolster is operatively coupled to the seat cushion for movement between a deployed position when the seat back is adjacent the rear or front end of the seat cushion and a retracted position when the seat back is between the rear and front ends of the seat cushion to allow the seat back to rotate between a forward-facing seating position and a rearward-facing seating position.

A system has at least a first circuit portion and a second circuit portion. The first circuit portion is operated at normal AC frequency. The second circuit portion is operated in a back-up mode at low AC frequency, such that the second circuit portion can rapidly come-online but has limited temperature bias instability degradation. The second circuit portion can then be brought on-line and operated at the normal AC frequency. A system including first and second circuit portions and a control unit, as well as a computer program product, are also provided.

A detecting method is provided, which includes extracting an Internet Protocol Identifier value from an obtained data packet. The detecting method may further include searching in a record table containing a correspondence relationship between an Internet Protocol Identifier value and a terminal serial number to determine whether the record table contains an adjacent Internet Protocol Identifier value smaller than the extracted Internet Protocol Identifier value and modifying the adjacent Internet Protocol Identifier value that is smaller than the extracted Internet Protocol Identifier value to be the extracted Internet Protocol Identifier value if the record table contains the adjacent Internet Protocol Identifier value smaller than the extracted Internet Protocol Identifier value. Otherwise, the detecting method may also include, adding a new record of the extracted Internet Protocol Identifier value and the corresponding terminal serial number into the record table. When a notification is received, the detecting method may calculate the number of terminal serial numbers in the record table and output the number of terminal serial numbers as the number of hosts. The provided detecting method may further provide a corresponding statistic and analyzing server and a detecting system.
