    摘要: The invention provides a mesa semiconductor device and a method of manufacturing the same which minimize the manufacturing cost and prevents contamination and physical damage of the device. An N− type semiconductor layer is formed on a front surface of a semiconductor substrate, and a P type semiconductor layer is formed thereon. An anode electrode is further formed on the P type semiconductor layer so as to be connected to the P type semiconductor layer, and a mesa groove is formed from the front surface of the P type semiconductor layer deeper than the N− type semiconductor layer so as to surround the anode electrode. Then, a second insulation film is formed from inside the mesa groove onto the end portion of the anode electrode. The second insulation film is made of an organic insulator such as polyimide type resin or the like. The lamination body made of the semiconductor substrate and the layers laminated thereon is then diced along a scribe line.

The mounting part includes a base part and a protruding part. First, in the state where the precious metal tip is in contact with the protruding part, laser welding or the like is performed thereon to form a fused part and obtain a complex, and the base part is joined to a flat surface of the ground electrode by resistance welding. The grain size of grains of the mounting part in the vicinity of the of the fused part is greater than the grain size of the grain size of the grains thereof in the vicinity of the ground electrode, and the grain size of the grains of the flange part of the mounting part is smaller than the grain size of the grains of the protruding part.

    摘要: Problems with a conventional mesa type semiconductor device, which are deterioration in a withstand voltage and occurrence of a leakage current caused by reduced thickness of an insulation film on an inner wall of a mesa groove corresponding to a PN junction, are solved using an inexpensive material, and a mesa type semiconductor device of high withstand voltage and high reliability is offered together with its manufacturing method. A stable protection film made of a thermal oxide film is formed on the inner wall of the mesa groove in the mesa type semiconductor device to cover and protect the PN junction, and an insulation film having negative electric charges is formed to fill a space in the mesa groove covered with the thermal oxide film so that an electron accumulation layer is not easily formed at an interface between an N− type semiconductor layer and the thermal oxide film. With the structure described above, an influence of the positive electric charges in the thermal oxide film is weakened and an extension of a depletion layer into the N− type semiconductor layer at the interface with the thermal oxide film is secured.

With this spark plug, in order to improve the temperature rise performance of a front end side of an insulator 10, an amount of protrusion H (mm) of the insulator 10, a front-end side volume Vi (mm3) of the insulator 10, and a front-end side volume Vc (mm3) of a center electrode 20 are respectively defined. In consequence, it is possible to improve the recovery property of carbon fouling while retaining the voltage resistance of the insulator 10 and the durability of the center electrode 20. In addition, since the recovery property of carbon fouling improves, it is possible to prevent the occurrence of side sparks generated from the center electrode 20 to a metal shell 50 along the insulator 10, thereby making it possible to stably ensure proper ignition of an air-fuel mixture.

    摘要: A method of producing a spark plug includes reducing the diameter of a center electrode while maintaining the heat dissipation property of the center electrode. A columnar member in which an outer skin member and a core member having a high thermal conductivity are clad, and which is columnarly extended, are configured by extrusion molding into a state where the thickness of the outer skin member is substantially uniform. A flange portion and a tip end portion are formed in the columnar member to obtain an electrode intermediate member. In a middle trunk portion of the electrode intermediate member, the thickness of the outer skin member is maintained. Then, the surface of the middle trunk portion is cut or polished to reduce the thickness, whereby the diameter of a center electrode is reduced while maintaining the outer diameter of the core member.
