    摘要: Modulated integrated optically pumped vertical cavity surface emitting lasers are formed by integrating an electrically pumped semiconductor laser and a vertical cavity surface emitting laser (VCSEL) together with a means of direct modulation of the electrically pumped semiconductor laser. In the preferred embodiments, the electrically pumped semiconductor laser is a type of folded cavity surface emitting laser (FCSEL). In a number of embodiments, the FCSEL is partitioned into two sections by a gap in material layers. In these embodiments, one section of the FCSEL is biased so as to maintain the generation of photons at a constant power level to pump the optically pumped VCSEL while the second section of the FCSEL is used for modulation and causes the optically pumped VCSEL to be modulated above the threshold. In another embodiment, an electric-absorption modulator is sandwiched between an electrically pumped FCSEL and an optically pumped VCSEL. The electric-absorption modulator acts similar to a camera shutter and allows photons to pass through from the electrically pumped FCSEL to the optically pumped VCSEL when in one state and attenuates photons before reaching the optically pumped VCSEL when in another state.

    摘要: An active matrix OED array with an improved device cathode includes a plurality of control transistors formed on a semiconductor substrate with insulating material positioned over the control transistors to form a planar surface. A plurality of contact pads are formed on the planar surface and electrically coupled to the control transistors. A thin (5 .ANG. to 20 .ANG.) electron injecting layer of either alkaline metal oxide or alkaline metal fluoride is positioned on each contact pad and organic material is deposited on the electron injecting layer so as to define an organic light emitting device on each contact pad and electrical and light conducting material is positioned over the organic material to define a second terminal for the OEDs.

    摘要: An active matrix OED array includes an array area defined on a semiconductor substrate defining rows and columns of pixels and driver areas spaced from the array area with driver circuits including row drivers coupled to row buses and column drivers coupled to column buses formed in the driver areas. An active control circuit and an OED are formed in each pixel of the array area and coupled to a row and a column bus adjacent each pixel. A second substrate is formed of light transmissive material and includes externally accessible electrical connectors coupled to the driver circuits. The semiconductor substrate includes a first bump pad encircling the array area and the second substrate includes a mating second bump pad with the first and second bump pads engaged to seal the array area.
