    摘要: A multi-transmission phase mask, and an exposure method using the same are disclosed. The mask comprises a transparent substrate, a light shielding film formed on the transparent substrate and defining a light transmission region and a light shielding region, and a phase inversion region formed on a predetermined portion of the light transmission region so as to allow exposure light to be transmitted therethrough with a phase of the light being inverted. In the method, a pattern of a semiconductor diode is exposed on a wafer by illuminating exposure light to the multi-transmission phase mask through a modified illumination system comprising at least two poles, each having a preset opening angle. According to the present invention, a defect wherein a pattern unit of a storage node contact pattern is not regularly opened on a wafer, or a defect wherein the pattern units are bridged to each other can be prevented from occurring.

    摘要: Disclosed is a method of producing a polyethylene terephthalate-based polyester fiber, including spinning polyethylene terephthalate based polyester to produce an undrawn yarn with an intrinsic viscosity of 0.83 or more and a density of 1.338 g/cm3 or more, multi-stage drawing the undrawn yarn, heat-setting the drawn yarn, relaxing the heat-set yarn, and winding the relaxed yarn to produce the resulting drawn yarn with an intrinsic viscosity of 0.83 or more and a density of 1.38 to 1.3865 g/cm3. Compared to a prior polyester yarn with high modulus and low shrinkage, produced according to conventional melt-spinning and drawing processes, an industrial polyester yarn with high modulus and low shrinkage according to the present invention contributes to significantly improving strength retention (tenacity of a dip cord/tenacity of a grey yarn) of the dip cord, produced by treating the polyester yarn of the present invention with an adhesive (RFL) and subsequently heat-treating the RFL-treated polyester yarn. Therefore, the polyester multifilament yarn according to the present invention is useful as a tire cord.

    摘要: Disclosed herein is a reactive sputtering deposition apparatus in which a partition plate is provided between a sputtering target and a substrate. The reactive sputtering deposition apparatus comprises a deposition chamber for creating an inner process atmosphere of the apparatus, a target including a metal material to be deposited, a substrate on which a reaction product of the metal material separated from the target with a reactive gas is deposited, and a partition plate dividing the deposition chamber into a reaction chamber at the side of the substrate and a sputtering chamber at the side of the target and provided between the target and the substrate, wherein an opening is formed through a central portion of the partition plate to allow the metal material separated from the target to reach the substrate. According to the reactive sputtering deposition apparatus, the transfer of the reactive gas to the metal target is minimized and thus the oxidation of the metal target is prevented, thereby enabling deposition of a metal oxide thin film on the substrate at a high rate. Further disclosed is a reactive sputtering deposition method using the apparatus.
