    摘要: Provided are a more stable semiconductor integrated circuit device and a method of manufacturing the same. The method includes providing a semiconductor substrate comprising a first transistor region having a stacked structure of a first gate insulating layer and a first gate and a second transistor region having a stacked structure of a second gate insulating layer and a second gate, forming a blocking layer in the first transistor region, conformally forming a second oxide layer on lateral surfaces of the second gate insulating layer and the second gate and on an exposed surface of the semiconductor substrate by performing oxidation in the second transistor region, removing the blocking layer of the first transistor region, forming a pre-spacer layer on the entire surface of the semiconductor substrate, forming a first spacer by anisotropically etching the pre-spacer layer of the first transistor region and forming a second spacer by anisotropically etching the second oxide layer and the pre-spacer layer of the second transistor region, and forming source/drain regions in the semiconductor substrate to complete a first transistor and a second transistor.

    摘要: The present invention relates to a method for preparing a T-20 peptide by the high-cell-density cultivation of recombinant E. coli containing a T-20 peptide-coding gene, as well as a method for isolating and purifying the T-20 peptide with high purity from E. coli where the T-20 peptide have been expressed. According to the present invention, the recombinant E. coli containing the T-20 peptide-coding gene can be cultured at a high cell concentration, and the T-20 peptide can be isolated and purified with high purity from said recombinant E. coli, thereby making it possible to obtain the inventive T-20 peptide with high industrial value economically.

    摘要: Source transistor configurations are described for reducing leakage and delay within integrated circuits. Virtual power and ground nodes are supported with the use of stacked transistor configurations, such as a two transistor stack between a first virtual supply connection and VSS, and a second virtual supply connection and VDD. Gate drives of these stacked transistors are modulated with different voltage levels in response to the operating power mode of the circuit, for example active mode, active-standby mode, and deep power-down mode. Means for driving these source stacks are described. In one embodiment separate virtual nodes are adapted for different types of circuits, such as buffers, row address strobe, and column address strobe. Other techniques, such as directional placement of the transistors is also described.
