摘要: A semiconductor device includes a Schottky layer, a cap layer covering the surface of the Schottky layer, and a Schottky electrode of a two-level structure. The Schottky electrode has a lower portion that penetrates through the cap layer and reaches the Schottky layer, and has an upper portion larger than the lower portion in cross-sectional area and that overlies the cap layer. With this construction, surface defects are unlikely to occur, so that a highly reliable semiconductor device can be fabricated.

摘要: In a method of making a semiconductor device, an active layer and a heavily doped cap layer are formed in turn on a semiconductor substrate, a first electrode is formed on the cap layer, a mask of a two-layer structure is formed on the cap layer, with the mask having an insulating film pattern having a non-inverted tapered opening, and a resist pattern having an inverted tapered opening and continuous with the non-inverted tapered opening, these openings being separated by a predetermined distance from the first electrode, and then a recess is formed, by performing an isotropic etching of the heavily doped layer exposed in the openings, with the recess having a bottom surface and a side wall surface rising from an edge of the bottom surface toward the upper edge with a constant radium off curvature. An oblique vapor deposition is then performed to form a second electrode to cover the bottom surface and the part of the side wall surface.

摘要: A lower mask layer and a first resist layer are formed on a substrate. The first resister is exposed with the use of an exposure mask having a phase shifter. A part of the first resist layer corresponding to the edge of the phase shifter becomes an unexposed part so that an aperture in slit is formed in the first resist layer by developing. The first mask layer is etched through said first resist layer to form an aperture for forming a gate electrode. A second resist layer as an upper mask layer is formed over the lower mask layer. The second resist layer is exposed with the use of the same exposure mask, and is then developed. By setting the exposure strength to a value lower than an exposure strength for exposure to the first resist layer, a wider aperture is formed in the second resist layer. With the use of the lower mask layer having the narrower aperture and the upper mask layer having the wider upper mask layer, a T-shape electrode is formed.

摘要: A water heater in which by applying pulsation of a liquid to be heated which circulates between a tank and a heat exchanger, scale that has been deposited on the inner wall (heat-transfer surface) of a to-be-heated liquid flow channel in a heat exchanger is detached, and the number of times of circulation of the liquid to be heated which circulates between the tank and the heat exchanger is controlled to be three times or less. The number of times of circulation is determined, based on the entire volume of the to-be-heated liquid stored in the tank, a boiling time to be taken for the entire volume of the to-be-heated liquid in the tank to reach a predetermined temperature, and the flow rate of the to-be-heated liquid which passes through the to-be-heated liquid flow channel.

摘要: To improve the separation efficiency of a gas-liquid separator in the gas-liquid separator and an air conditioner, the gas-liquid separator having a vessel with an inlet pipe and an outlet pipe is arranged such that an exit end section of the inlet pipe is formed to be closed or to have a gap, an expanded end section having a width greater than the diameter of that portion of the inlet pipe which crosses a container of the gas-liquid separator is provided, and that a lateral hole is formed in a side face of the expanded end section. Refrigerant vapor and refrigerant liquid are efficiently separated from each other at the expanded end section, and this improves separation efficiency of the gas-liquid separator.

The heat exchanger exchanges heat between fluids flowing, respectively, inside and outside the heat exchanger tubes, through the heat exchanger tubes and the fins. Each of the fins includes cut-raised portions with a bridge shape having leg and beam segments. The cut-raised portions associated with each of the heat exchanger tubes are located substantially only in a region of the fin satisfying Ws=(1−φ)Dp+φD φ>0.5, where Ws is spread width of the cut-raised portions in a direction (column direction) extending along an end of the fin on the upstream side of the second fluid, and D is outer diameter of the heat exchanger tube. Dp is alignment pitch of the heat exchanger tubes in the column direction.

摘要: A business management method, a business management apparatus and a data broadcast delivery method are disclosed which allows contents to be broadcast over an unused bandwidth in satellite broadcasting so that the contents are stored and later reproduced as needed for quick access to a desired destination recorded in the contents. A data broadcast is assigned to an unused broadcast bandwidth over a broadcast band for transmitting programs in satellite broadcasting. The data broadcast over the unused bandwidth are stored onto a storage medium in a TV set. The stored data contents are sorted out by category for selective viewing by operation of the TV set. If the selected content offers e-commerce, a virtual shop handing desired offerings is accessed as per the content.
