Abstract: Provided is a technique for manufacturing a nitride semiconductor substrate with which it is possible to manufacture a nitride semiconductor substrate having sufficiently reduced dislocation density with a large area even if manufactured on an inexpensive substrate made of sapphire, etc. A nitride semiconductor substrate in which a nitride semiconductor layer formed on a substrate is formed by laminating an undoped nitride layer and a rare earth element-added nitride layer to which a rare earth element is added as a doping material, and the dislocation density is of the order of 106 cm−2 or less. A method for manufacturing a nitride semiconductor substrate in which a step for growing GaN, InN, AlN, or a mixed crystal of two or more thereof on a substrate to form an undoped nitride layer, and a step for forming a rare earth element-added nitride layer to which a rare earth element is added so as to be substituted for Ga, In, or Al are performed via a series of formation steps using an organic metal vapor epitaxial technique at a temperature of 900 to 1200° C. without extraction from a reaction vessel.

Abstract: The friction stir welding tool member according to the present invention is made of a ceramic member in which a shoulder portion and a probe portion are integrally formed, wherein a root portion of the probe portion and an end portion of the shoulder portion have a curved surface shape; and the friction stir welding tool member has a ratio (R1/D) of 0.02 or more and 0.20 or less when a curvature radius of the end portion of the shoulder portion is defined as R1 (mm) and an outer diameter of the shoulder portion is defined as D (mm). In addition, the ceramic member is preferably made of a silicon nitride sintered body having a Vickers hardness of 1400 HV1 or more. According to the above-described configuration, a friction stir welding tool member having excellent durability can be provided.

The motion analyzing device also includes an AA muscle co-activation ratio calculating unit (103), a muscle synergy calculating unit (104) and an equilibrium point calculating unit (105) to calculate an equilibrium point of the person and a muscle synergy that is a set of base vectors describing the equilibrium point based on a musculoskeletal model of the person and a constraint condition that the position of the endpoint of the limb matches the position of the equilibrium point in a static situation to keep a posture still under gravity compensation.
