    摘要: According to some embodiments of the invention, transistors of a semiconductor device have a channel region in a channel-portion hole. Methods include forming embodiments of the transistor having a channel-portion hole disposed in a semiconductor substrate. A channel-portion trench pad and a channel-portion layer are sequentially formed at a lower portion of the channel-portion hole. A word line insulating layer pattern and a word line pattern are sequentially stacked on the channel-portion layer and fill the channel-portion hole, disposed on the semiconductor substrate. The channel-portion layer is formed to contact the semiconductor substrate through a portion of sidewall of the channel-portion hole, and forms a channel region under the word line pattern. Punchthrough is prevented between electrode impurity regions corresponding to source and drain regions.

    摘要: A data recovery system for a serial digital data link includes a data sampler, compare logic, a phase controller, and a phase shifter. The data sampler samples input data three times in a bit time which time is determined by clock pulses generated by the phase shifter, and recovers digital data according to a predetermined decision criterion. The compare logic compares the output of the data sampler according to a predetermined method. Phase controller uses the output of the compare logic and generates phase control signals. The phase shifter uses the phase control signals and makes three different phase clocks from input clock. The input clock can be an external clock, or can be recovered from the external clock or input data stream.

    摘要: An LDPC code encoding apparatus includes: a code matrix generator for generating and transmitting a parity-check matrix comprising a combination of square matrices having a unique value on each row and column thereof; an encoding means encoding block LDPC codes according to the parity-check matrix received from the code matrix generator; and a codeword selector for puncturing the encoded result of the encoding means to generate an LDPC codeword. The code matrix generator divides an information word to be encoded into block matrices having a predetermined length to generate a vector information word. The encoding means encodes the block LDPC codes using the parity-check matrix divided into the block matrices and a Tanner graph divided into smaller graphs in correspondence to the parity-check matrix.

    摘要: The present invention relates to a novel gene encoding cysteine protease expressed specifically in rice anther, an anther-specific promoter of the gene and a method for producing male sterile rice by suppressing expression of the gene. The rCysP1 gene of the present invention is a novel gene encoding cysteine protease that is expressed in rice anther and thus involved in pollen development. Therefore, suppression of the gene expression makes it possible to prepare male sterile rice available to control of seed production because the suppression results in pollen generation in rice. In addition, the above gene of the present invention is available to other Gramineae and provides an advantage to use antagonistic traits, which can be shown by over-expression.
