    Abstract: A chamber (10) is divided into a reaction zone (20) and a sublimation zone (30). A gaseous mixture (41) is supplied through a conduit (21) into the reaction zone (20) and heated by a heater (27). The components in the gaseous mixture (41) are reaxcted with each other to synthesize solid-phase SiC (42). The solid-phase SiC (42) is heated and evaporated by a heater (35), and condensed as a single crystal (43) on a seed crystal attached to a mount base (37). The mount base (37) is rotated and lowered in response to the growth of the SiC single crystal (43) by a rotary shaft (38). Since the SiC single crystal (43) grows from SiC synthesized by the vapor-phase reaction, the obtained product is of very high purity without the substantial inclusion of impurities. In addition, a single crystal having a large diameter or length can be obtained without any restrictions originated in a crucible.

    Abstract: A hybrid motor vehicle includes a differential having a differential mechanism equipped with a first rotating element that is connected to an engine, a second rotating element that is connected to a first electric motor and a third rotating element connected to both a second electric motor and a transfer member; and a transmission provided in a power transmission path, extending from the transfer member to driven wheels, that establishes a plurality of transmission ranges by selectively operating a plurality of coupling devices. An irreversible rotation member connected to a non-rotation member against reverse rotation through a one-way clutch is provided in the transmission. When the second electric motor is malfunctioning, an engine start control unit starts the engine by driving the first electric motor while selectively engaging the coupling devices to connect the transfer member to the irreversible rotation member.

    Abstract: A method of fabricating a polycrystalline silicon wafer, which method includes the steps of radially outwardly flowing molten liquid of silicon base material on the wafer forming surface of a turntable mechanism by means of centrifugal force, thereby forming a thin molten liquid layer in a prescribed atmosphere, and cooling and solidifying the same. An apparatus for fabricating the wafer is used to carry out the method with a recover tray arranged at the wafer forming surface for receiving the excessive silicon liquid scattered, and a wafer tray placed on the recovery tray. The wafer forming surface is cooled with coolant flowing in the wafer forming mechanism. Thus, large crystalline grains can be grown on the wafer in free states with the atmosphere from the inner surfaces of the casting mold.
