In this unit, a capacitive sensor has first and second fixed electrodes and a physical-quantity-sensitive movable electrode disposed between the first and second fixed electrodes. An adjusting circuit first adjusts a first bias voltage applied between the first fixed electrode and the movable electrode and a second voltage applied between the movable electrode and the second fixed electrode so that the movable electrode is brought into contact with either the first or second fixed electrode. The adjusting circuit then adjusts the first and second bias voltages to return the movable electrode to its original position. A detecting circuit detects an output on a capacitance relationship among the first and second fixed electrodes and the movable electrode. The output is subjected to determination of whether or not the output is out of order, when tested.

Effects of synchronization control errors on subsequent processes are reduced when such synchronization control errors occur in a scanning type (e.g., step-and-scan) exposure apparatus. A reticle stage controller that controls the driving of a reticle stage, a focus controller that controls a focusing position on a wafer, a blind controller that controls a shape of an aperture formed by a movable blind, and an exposure controller that controls the intensity of light incident on the wafer are controlled with as much precision as is possible, but typically have synchronization control errors. Synchronization control errors for each controller are determined, e.g., by each controller, and are supplied to a main control system that can be, e.g., a higher rank controller. The main control system displays, e.g., through a warning apparatus, shot areas in which the synchronization control errors exceed an allowable range. Such shot areas are referred to as poor shots. The poor shots are eliminated from being exposure targets in subsequent exposure processes (e.g., for layers applied above the layer causing the poor shot) and also are eliminated from being used as sample shots in subsequent alignment processes.

Strain gauges are formed on each thin portion, thereby forming a sensor chip on the silicon wafer. The back face of the silicon wafer is attached to a self-adhesive seat. Thereafter, the silicon wafer is cut along the grooves by a dicing blade to divide it into each sensor chip. In dicing, the side faces of the dicing blade cut the sloped side walls of the tapered grooves. As a result, the silicon wafer is diced into individual sensor chip having no cracks and chippings.
