The door is open in the first position, and closed in the second position. The tank is turnably supported by the casing. The dry processing liquid has a lower surface tension than the rinse liquid. The boiling point of the dry processing liquid is higher than the boiling point of the rinse liquid. The dry processing liquid that comes in contact with the surface of the substrate in step S14 has a temperature that is a predetermined contact temperature higher than or equal to the boiling point of the rinse liquid and lower than the boiling point of the dry processing liquid.

The low-stage compressor has a rotary compression part that compresses the refrigerant, a motor that drives the compression part, and a container housing the compression part and the motor. The motor is disposed above the compression part. The oil return pipe is connected to a space below the motor inside the container.
