    摘要: There is presented a method of manufacturing a cylindrical capacitor, which has the steps of forming a conductive film over the entire surface of a semiconductor substrate which includes a hole that is to function as a mould of a cylindrical-capacitor lower electrode, without changing the form of the hole; and coating thick the entire surface of the semiconductor substrate with photoresist so as to fill up said hole; wherein the exposure is made in such a way that the oblique components of the incident light with respect to the normal to the semiconductor substrate is substantially dominant, at least, in the formation region of said lower electrode. The present invention can provide a method in which sufficient photoresist is made to remain inside of the hole for the cylindrical capacitor so as to protect a conductive film therein, while an unnecessary photoresist lying outside of the hole is thoroughly removed, and produce a cylindrical capacitor of constant good quality for a next-generation semiconductor memory device with a high throughput.

    摘要: In a ring oscillator type VCO in which plural stages of inverter circuits are cascade-connected to each other so as to constitute a positive feedback loop, delay amounts for both a rising edge and a falling edge of an output signal from the inverter circuit are controlled to have the same delay amount by way of a control signal. These delay amounts of the rising edge and the falling edge are controllable in such a manner that the duty ratio of an oscillator output signal is not varied. Each stage of the inverter circuit is arranged by three-stage inverters made of load transistors and driver transistors, and the control voltage is applied to the load transistors of the two adjoining inverters among the three-stage inverters.

A first pressure indicator is disposed at an inlet of the compressor for the process gas and measures a pressure of the process gas, and a second pressure indicator is disposed at an outlet of the second process module for the process gas and measures a pressure of the process gas. A recirculation flow path is connected to both of the outlet of the second process module for the process gas and the inlet of the compressor.
