Abstract: A power amplifier circuit is capable of restraining uneven temperature distribution among a plurality of unit transistors while restraining the deterioration of the characteristics of the power amplifier circuit. The power amplifier circuit includes: a first transistor group which includes a plurality of unit transistors and which amplifies an input signal and outputs an amplified signal; a bias circuit which supplies a bias current or a bias voltage to a base or a gate of each unit transistor of the first transistor group; a plurality of first resistive elements, each of which is connected between the base or the gate of each unit transistor of the first transistor group and an output of the bias circuit; and a plurality of second resistive elements, each of which is connected between an emitter or a source of each unit transistor of the first transistor group and a reference potential.

Abstract: In a power amplifier, in response to a power mode signal at a predetermined level, a first switch circuit supplies a signal to first and second amplifier devices that perform parallel operations. In response to the power mode signal at another level, the first switch circuit supplies a signal to the first amplifier device and stops supplying the signal to the second amplifier device such that the first amplifier device performs a standalone operation. One end of an impedance adjusting circuit is connected to a connection node between the outputs of the first and second amplifier devices, the other end of the impedance adjusting circuit is connected to one end of a second switch circuit, and the other end of the second switch circuit is connected to a ground potential. The impedance adjusting circuit includes a reactance element.

Abstract: The linearity of a power amplifying module employing an envelope tracking scheme is improved. The power amplifying module includes a first bipolar transistor having a base to which a first radio frequency signal is input and an emitter grounded, and a second bipolar transistor having a base to which a first constant voltage is applied, a collector to which a first power supply voltage is applied, the first power supply voltage adapted to vary in accordance with an amplitude of the first radio frequency signal, and an emitter connected to a collector of the first bipolar transistor. The second bipolar transistor is configured to output a first amplified signal, obtained by amplifying the first radio frequency signal, from the collector of the second bipolar transistor.
