Metal source containing precursor liquid solutions for chemical vapor deposition processes, including atomic layer deposition, for fabricating conformal metal-containing films on substrates are described. More specifically, the metal source precursor liquid solutions are comprised of (i) at least one metal complex selected from β-diketonates, β-ketoiminates, β-diiminates, alkyl metal, metal carbonyl, alkyl metal carbonyl, aryl metal, aryl metal carbonyl, cyclopentadienyl metal, cyclopentadienyl metal isonitrile, cyclopentadienyl metal nitrile, cyclopentadienyl metal carbonyl, metal alkoxide, metal ether alkoxide, and metal amides wherein the ligand can be monodentate, bidentate and multidentate coordinating to the metal atom and the metal is selected from group 2 to 14 elements, and (ii) a solvent selected from organic amides including linear amides and cyclic amides for such metal source containing precursors.

Surfactants derived from phenolic aldehydes include compounds according to formulas (I) and (II) wherein R is (CH2CH2O)xR4 or (C3H6O2)xR4. R1 and R2 are each hydrogen or C1-C20 hydrocarbyl moieties, provided that neither R1 nor R2 may be hydrogen when the compound is of formula (I). If the compound is according to formula (II) wherein n=0, one of R1 and R2 may further be C1-C20 alkoxymethylene while the other is H. The Z moiety is hydrogen, OR, or OR3, wherein R3 is hydrogen, methyl, ethyl or propyl; R4 is hydrogen, methyl or ethyl; x is an integer from 1 to 20; and n is 0 or 1. Compositions containing the surfactants, and methods of using the surfactants, are also disclosed.

The improvement resides in using a curative (herein referred to as “Heavy MPCA”) comprised of the partially hydrogenated condensation product of formaldehyde and aniline or methyl substituted aniline containing a substantial amount (from 35 to 85% by weight, preferably 40 to 60% by weight) of oligomers in the form of 3, 4, 5, 6, 7, 8, 9, 10, 11, 12, 13, 14 and 15 aniline or methyl substituted aniline derivatives.
