A mantle tube (111a) of a scope unit (131) and a constriction (123) are arranged mutually rotatably and the configuration of the outer portion (123c) of the constriction (123) fits the inner configuration of a scope joint (130a) of a TV camera unit (130). In this state of fitting, a ring screw (133) is threaded into a screw section (130b) to integrally join the scope unit (131) with the TV camera unit (130). As the outer portion (123c) of the constriction (123) and the scope joint (130a) fit each other, they can rotate with respect to an objective optical system (119) and a relay optical system (121) around the optical axis of the latter system (121). A liquid-crystal shutter (124) in the TV camera unit (130) has two light-screen regions (124a, 124b) that can be switched over at given time intervals, and these regions (124a, 124b) intercept each one of two luminous fluxes which have passed respectively openings (123a, 123b) of the constriction.

A scanning type tunnel microscope comprises a combination of an optical microscope with a tunnel scanning unit. The tunnel scanning unit is equipped with a probe held with a predetermined spacing from a sample placed on a sample mount in an axial direction and an actuator which moves the sample mount and the probe in the axial direction to bring them close to a tunnel region, and drives them relatively and three-dimensionally. An objective lens and the probe are disposed in such a manner that the center axis of the probe of the scanning tunnel unit is in agreement with the optical axis of the objective lens of the optical microscope. STM observation of the surface of the sample is made by moving the sample and the probe in the axial direction to bring them into the tunnel region and effecting scanning in the surface direction while moving them little by little in the axial direction in such a manner as to keep a tunnel current constant. Focusing is made by moving the objective lens of the optical microscope in the axial direction and a field of vision on the STM observation surface is observed as an optical microscope image through an eyepiece.

When an SCF reading switch (88) is operated, a predetermined SCF reading parameter is inputted to a controller (66) from a parameter memory (91). The controller (66) controls each section in accordance with the inputted parameter and outputs read picture data to an upper layer as 1-SDU1 and, at the same time, outputs a status signal indicating that the SCF has been read to the upper layer as 1-SDU2. At the upper layer, the content of the SCF (96) is decoded and a parameter setting signal is outputted to the controller (66) as 1-SDU3 which is stored in a layer-1 parameter memory (92). When an actual dot code (10) is read in response to the operation of a scan starting switch (86), the contents stored in the memory (92) are utilized.

A ferroelectrique capacitor used in a memory cell section of a ferroelectric memory device comprises a polarization P1 region having a film thickness (d) and an area S1, and a polarization P2 region which is a component in the P1 direction of oblique polarization P2 having only one electrode section and an area S2. The combined hysteresis characteristics of the polarizations P1 and P2 include a twisted hysteresis characteristic. When the memory state of the twisted hysteresis characteristic is "0" and "1", nondestructive readout is possible due to a back switching phenomenon. A ferroelectric memory device of another mode of this invention comprises a ferroelectric capacitor (11) which has a multiplex hysteresis characteristic having at least three stable polarization values attributed to the twisted hysteresis characteristic and is formed by sandwiching a ferroelectric material which stores multilevel voltages resulting from the multiplex hysteresis characteristic as information between electrode materials, dielectric capacitor (12) connected in series to the capacitor (11), and voltage-current converting element (16) which reads out the multilevel information stored in the capacitor (11).

A method of fabricating a layered superlattice DRAM (100) compatible with conventional silicon CMOS technology. A MOSFET (72) is formed on a silicon substrate (71). A thick layer (77D) of BPSG followed by a thin SOG layer (77E) overlies the MOSFET (72). A capacitor (80) is formed by depositing a layer (81) of platinum, annealing, depositing an intermediate layer (84) comprising a layered superlattice material, annealing, depositing a second layer (84) of platinum, then patterning the capacitor (80). Another SOG layer (86) is deposited, contact holes (106, 107) to the MOSFET (72) and capacitor (80) are partially opened, the SOG (86) is annealed, the contact holes (106, 107) are completely opened, and a Pt/Ti/PtSi wiring layer (88, 288) is deposited.
